According to the present invention, by introducing a polishing pad having a surface structure which helps slurry flow and spread but no pores inside the polishing pad, slurry inflow and flow is free during the CMP process, but no clogging of the pad surface occurs. There is no need for conventional excessive conditioning processes. This is due to the development of a polishing pad with new materials and surface properties according to the invention.
