Abstract
본 발명은 웨이퍼 레벨 칩 스케일 패키지(WL-CSP) 및 그 제조방법에 관한 것으로, 더욱 구체적으로는 활성면의 반대면에 솔더 볼(Solder ball)과 같은 외부 접속 단자를 형성하기 위한 웨이퍼 레벨 칩 스케일 패키지 및 그 제조방법에 관한 것이며, 이를 위하여 웨이퍼 레벨에서 웨이퍼를 관통하는 비아 홀들이 스크라이빙 라인을 따라 다수개 형성되고, 이러한 비아 홀들을 이용하여 활성면의 본딩패드와 활성면 반대면인 하면의 볼 패드들이 전기적으로 연결되는 전도성 라인을 형성하고, 반도체 칩이 개개로 분리된 후 하면의 볼 패드들 위로 솔더 볼들이 형성된 것을 특징으로 하는 비아 홀을 이용한 웨이퍼 레벨 칩 스케일 패키지 및 그 제조방법을 개시하며, 이러한 구조와 방법을 통하여 반도체 칩의 하면에 솔더 볼들이 형성됨으로써 칩 스케일 패키지를 적층하거나 전하결합소자 등에 적용할 수 있는 등 칩 스케일 패키지의 응용범위가 확장될 수 있고, 또한 대부분의 공정이 웨이퍼 레벨에서 수행됨으로 인해 양산성이 우수한 특징을 갖는다.BACKGROUND OF THE INVENTION 1.
