BACKGROUND OF THE
Ion implantation equipment is used in the process of implanting impurity ions into the wafer of the semiconductor material during the manufacturing process of the semiconductor device. The wafer is mounted to the disk site of the disk site assembly of the ion implantation equipment so that impurity ions are implanted on the surface. Thirteen disk site assemblies are arranged in a circle on the disk. The disk rotates at high speed and is irradiated to the ion beam.

Specifically, the disk-

Specifically, the
The
When the wafer is loaded, the
Once the wafer is mounted at the
On the other hand, the
This, the position movement of the
4 to 6 schematically show, in sequence, a method for lifting correction of a wafer using a disk site assembly of a conventional ion implantation apparatus for manufacturing a semiconductor device.
Referring to FIG. 4, a sensor such as a
Referring to FIG. 5, when the
When the position of the
Referring to FIG. 6, the
When the
The
Meanwhile, as shown in FIG. 6, after the
Alternatively, when the position of the
In order to prevent the defects described above, a wafer lifting correction step of detecting the b position of the
In detail, as shown in FIG. 1, the
Therefore, the position of the
Accordingly, the
This means that even when the
Alternatively, even though the
The pull rod is lowered by inducing the hook to move away from the disk site by raising the pull rod by raising and pulling the pull rod by being opposed to the pull rod and installed below the disk site. More lift pins are installed to guide the disk site. One aspect of the present invention for achieving the above-mentioned other technical problem is to make the hook provided in the side part of a disk site away from the said disk site. The first position of the hook is sensed when the hook is as far away from the disk site as possible. Place the wafer on the disk site. The hook is brought close to the disk site and the wafer is brought into close contact with a site fence provided at the side of the disk site. The second position of the hook is sensed when the wafer is in close contact with the site fence. The detected distance between the second position and the first position is compared with a standard value set for the steady state to determine whether the wafer is in a good state.
Each step of sensing the first position and the second position is connected to the hook so that the first position of the pull rod goes up when the hook is away from the disk site and descends when the hook approaches the disk site; The first and second positions of the pull rod respectively corresponding to the second positions are detected.

Hereinafter, embodiments of the present invention will be described in detail with reference to the accompanying drawings. However, embodiments of the present invention may be modified in many different forms, and the scope of the present invention should not be construed as being limited by the embodiments described below. Embodiments of the present invention are provided to more completely explain the present invention to those skilled in the art. Accordingly, the shape and the like of the elements in the drawings are exaggerated to emphasize a more clear description, and the elements denoted by the same reference numerals in the drawings means the same elements.
Unlike the conventional disk sight assembly, the embodiment of the present invention senses the first position of the top dead center, which is the rising limit of the full rod, so that the second position and the first position of the full rod when the wafer is in close contact with the site fence. It is determined whether the wafer is in a good state by comparing the distance between the cells with the standard value set in the normal state. In other words, by detecting the first position and the second position of the pull rod, the first position of the hook where the actual hook is as far away from the disk site and the second position of the hook when the wafer is in close contact with the site fence are sensed. Then, the distance between the first position and the second position is used as a criterion for determining whether the wafer is mounted or not. Accordingly, even if the position of the disk site changes due to the slight shaking of the rotating shaft or the like, it is possible to compensate for this to determine whether the wafer is in a good state.
Hereinafter, a disk site assembly and a wafer lifting correction method using the same will be described in detail with reference to the accompanying drawings.
7 schematically shows a disk site assembly of an ion implantation apparatus for manufacturing a semiconductor device according to an embodiment of the present invention.
Specifically, the embodiment of the present invention is a hook (when the
In detail, the
In addition, a
The
In the embodiment of the present invention, the sensor unit detects the first position of the hook when the
That is, a lifting assembly including a
On the other hand, the
The
For example, the
Subsequently, when the
The operation of the second
As described above, the full rod is installed by installing a separate sensor such as a second
As such, the signals for the second position and the first position detected by the first
When the values measured by the first
Such a wafer lifting correction method will be described in more detail with reference to FIGS. 8 and 9 to 11.
8 schematically illustrates a wafer lifting correction method according to an embodiment of the present invention.
9-11 schematically illustrate the operation of the disk site assembly according to the process flow diagram of FIG. 8.
Referring to FIG. 9, when the
Referring to FIG. 10, as the
As such, when the
By doing in this way, the position value C of the
Referring to FIG. 11, when the first positions C and C ′ are sensed as described above, a wafer handler (not shown) places the
When the
That is, the second position B, which is the position value of the
The
As described above, according to the exemplary embodiment of the present invention, the top dead center of the
In this way, the distance between the first positions C and C 'and the second positions B and B' is used as a criterion for determining the position of the
More specifically, even if the position of the
Therefore, it is possible to more accurately detect whether the wafer is seated and accurately detect that a misclamp error or a sticking error occurs. Accordingly, it is possible to prevent the above-described error or the like from being detached from the wafer disk and damaged by flip-up or the like.
As mentioned above, although this invention was demonstrated in detail through the specific Example, this invention is not limited to this, It is clear that the deformation | transformation and improvement are possible by the person of ordinary skill in the art within the technical idea of this invention.
According to the present invention described above, the distance between the position of the full rod at the top dead center and the position of the full rod when the wafer is in close contact with the site fence can be used as a reference for wafer lifting correction. Accordingly, it is possible to prevent an error from occurring in the wafer lifting correction due to a change in the position of the disk site. Thus, it is possible to precisely detect whether the wafer is seated at the disk site, and more accurately perform the wafer lifting correction. As a result, the occurrence of an error can be suppressed and the loss of the wafer can be prevented.
