Abstract
본 발명은 반도체 소자의 트랜지스터 제조 방법에 관한 것으로, 다마신 금속 게이트 형성 공정에서 더미 게이트 패턴을 제거할 때 측벽 산화막을 함께 제거하고, 이때 발생되는 채널 영역의 반도체 기판에 가해지는 식각 손상과 게이트 홈 가장자리 하단에 발생할 수 있는 언더컷을 LPCVD 또는 UHV CVD 공정을 이용하는 SEG 공정으로 보상함으로써 소자의 구동 전류를 향상시킬 수 있는 반도체 소자의 트랜지스터 제조 방법이 제시된다.BACKGROUND OF THE INVENTION 1.
