도 5에 도시한 바와 같이, 탄소(C)와 질소(N)와 같은 불순물의 양이 AES(Auger Electron Spectroscopy) 검출 한계(detection limit) 이하로 나타남으로서 아주 순수한 ZrO2박막이 얻어짐을 알 수 있다.As shown in FIG. 5, it can be seen that a very pure ZrO 2 thin film is obtained by the amount of impurities such as carbon (C) and nitrogen (N) being below the AES (Auger Electron Spectroscopy) detection limit. .

이상에서 설명한 바와 같이 본 발명에 의한 ALD법을 이용한 박막 제조 방법 에 있어서 다음과 같은 효과가 있다.As described above, the thin film manufacturing method using the ALD method according to the present invention has the following effects.
첫째, 제 2 반응물인 암모니아 가스가 제 1 반응물인 Zr(OBut)4를 매우 효과적으로 분해하여 ZrO2를 형성함으로서 매우 높은 증착 속도로 박막을 형성할 수 있다.First, ammonia gas as the second reactant decomposes the first reactant Zr (OBu t ) 4 very effectively to form ZrO 2 , thereby forming a thin film at a very high deposition rate.
