본 발명은 다결정 실리콘 박막 트랜지스터 소자(이하 p-Si TFT라 칭함) 및 이의 제조방법에 관한 것으로, 좀 더 상세하게는 기존의 저온 p-Si TFT의 제작공정에서 게이트 박막 패터닝(patterning)과 CMOS 제작의 이온주입 공정을 일체화하여 게이트 박막의 두께를 감소시킴으로써 기판 수축의 문제를 해결하고 공정시간을 절감시킬 수 있는 개선된 p-Si TFT 소자 및 이의 제조방법에 관한 것이다.BACKGROUND OF THE INVENTION 1. 우선 종래의 공정순서를 살펴보면, 먼저 제3(가)도에 도시된 바와 같이 유리기판(1)위에 버퍼층(buffer layer, 2)을 형성하고 p-Si 활성층을 형성시키기 위하여 PCVD 또는 LPCVD공정을 사용하여 300~570℃온도로 비정질 실리콘층을 얇게 제작한 후 600℃ 전후에서 장시간 열처리 또는 엑시머 레이저 조사와 같은 방법에 의해 다결정 실리콘막(3)을 제작한 후에 패터닝을 통하여 활성층을 형성시킨다. 그후 다결정 실리콘막(3)위에 SiO2층을 형성시켜 게이트 절연막(4)을 형성시킨다. 그 다음 게이트층(5)을 형성시키기 위하여 제3(나)도에 도시된 바와 같이 도핑된 다결정 실리콘 또는 금속으로 게이트층(5)을 형성시킨 다음 패터닝하여 완성한다. 이때 게이트층(5)의 두께는 후속의 이온주입 공정에서 채널로의 이온침투를 방지하기 위하여 통상 3000~4000Å의 두께로 형성되는데, 이 두께는 또한 상기에서 언급한 바와 같이 소자 제작시 많은 문제의 발생원인으로 작용한다. 제3(다) 및 (라)도는 TFT로 CMOS 회로를 구성하기 위한 이온주입 공정을 나타낸 것으로서, 제3(다)도에 도시된 바와 같이 한쪽 TFT 부분을 포토 레지스트 또는 금속막으로 차단하고 붕소(B) 이온을 주입하면 붕소가 주입된 TFT는 p 채널 TFT가 되며, 제3(라)도에 도시된 바와 같이 다른 한쪽 TFT를 가리고 인(P) 이온을 주입시키면 n 채널 TFT가 형성되어 두개의 TFT가 서로 연결된 CMOS 구조의 회로가 형성된다. 이온주입 공정 후에는 층간 절연막(6)이 형성되는데, 이때 층간 절연막(6)의 두께는 게이트막과 교차되는 금속전극과의 단락을 방지하기 위하여 5000Å 이상으로 두껍게 제작해야 한다. 또한, 이러한 구조에서는 금속전극과 소오스, 드레인과의 접촉을 위하여 콘택트 호울 제작시 소오스, 드레인과 게이트 쪽의 절연막 두께가 서로 차이가 있으므로 에칭작업시 게이트막의 손상이나 오버에칭이 발생되어 소자불량의 원인이 된다(제3(마)도 참조).Referring to the conventional process sequence, first, as shown in FIG. 3A, a PCVD or LPCVD process is used to form a buffer layer 2 on a glass substrate 1 and to form a p-Si active layer.
