Abstract

일반적으로 화염가수분해증착(Flame Hydrolysis Deposition : FDH)은 화염을 발생시키는 토치를 이용해 실리카 입자를 발생시켜 열영동에 의해 웨이퍼 위에 증착시켜 실리카 막을 형성시키는 방법이다. 사용되는 토치는 화염원료기체와 화학반응기체를 독립적으로 운반하여 토치노즐 출구에서 원료기체를 연소시키고, 이 때 형성된 화염 내에서 화학반응기체를 산화시키고 동시에 화염원료기체 연소시 발생되는 물에 의한 가수분해 반응으로 실리카 입자를 형성시키는 역할을 하게 된다. 이러한 토치는 Vapor Axial Deposition (VAD)과 Outside Vapor Deposition (OVD)에서 사용되는 토치와 거의 같은 형태와 기능을 갖는다. 현재가지 VAD, OVD 용으로 여러 가지 형태의 토치가 개발되어 사용되었지만, 화염가수분해 증착에서 사용되는 토치는 다수의 원형 튜브를 사용한 원형 단면 노즐을 갖는 토치가 대부분이다.In general, Flame Hydrolysis Deposition (FDH) is a method of forming a silica film by generating silica particles using a flame generating torch and depositing them on a wafer by thermophoresis.
