Description
BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to an apparatus for manufacturing a semiconductor device, and in particular, a plasma generated to etch a predetermined material on a wafer is extinguished by turning off a power supply, thereby causing the plasma etching process. If foreign matter (particles, etc.) generated in the fiber loses electromagnetic force, the thermophoretic force larger than the area in which the wafer is located exerts the foreign matter, thereby preventing the foreign matter from adsorbing to the wafer (contamination). Rather, the present invention relates to an apparatus for removing foreign substances from a semiconductor device manufacturing apparatus which is connected and exhausted.
플라즈마 식각은, 반응가스를 해리시켜 플라즈마를 만들고, 그 플라즈마에 포함된 화학적 활성종(Radical)이 식각대상물이 있는 웨이퍼에 부착되도록 함으로써, 그 래디칼이 식각대상물과 기상합성(gas phase nucleation)을 일으킴에 따라 달성되는 식각으로서, 진공상태의 챔버(석영관)에서 이루어지는 것을 요지로 한다.Plasma etching produces a plasma by dissociating the reactant gas and attaching chemically active species contained in the plasma to the wafer on which the object is etched, thereby causing the radicals to form gas phase nucleation with the object. As an etching achieved by the above, the gist is made in a vacuum chamber (quartz tube).
이하, 제1도를 참조하여 종래 기술에 따른 플라즈마 식각장치의 구성 및 그 동작에 대해서 상세히 설명한다.Hereinafter, a configuration and operation of a plasma etching apparatus according to the prior art will be described in detail with reference to FIG. 1.
In the conventional plasma etching apparatus, as shown in FIG. 1, a quartz tube 11 maintained in a vacuum state by a vacuum pump (not shown) and a reaction gas supplied into the quartz tube 11 (for example, CF 4 ) a predetermined coolant for fixing and cooling the wafer 17 mounted thereon, as well as the upper electrode 12 and the lower electrode corresponding to the upper electrode 12 supplied with power for dissociating the plasma. It was configured to include a chuck (Chuck) 13 is supplied. The chuck 13 as described above forms a predetermined cavity together with the back surface of the wafer 17 mounted thereon, and cools the wafer 17 through a coolant (for example, He) supplied to the cavity. At the same time, it acts to fix the wafer 17 by the pressure reducing effect of the cooling. At this time, the reason why the wafer 17 is cooled by the chuck 13 is not only to fix the wafer 17 as described above, but also to allow the radicals in the plasma to move to the wafer 17. This is to generate heat force (Thermophoretic) and to prevent degradation of the wafer 17 and various thin films (such as photoresist) on it.
이와 같이 구성된 종래 플라즈마 식각장치로 이루어지는 플라즈마 식각공정에 대해서 설명하면 다음과 같다.The plasma etching process including the conventional plasma etching apparatus configured as described above will be described below.
Reaction gas supplied with power applied to the upper electrode 12 and the lower electrode chuck 13 while the wafer 17 mounted on the chuck 13 is fixed and cooled (-10 ° to + 10 °). Dissociate to form a plasma, and chemically active species contained in the plasma are adsorbed onto the wafer 17 containing the etch target (SiO 2 ), thereby allowing radicals to react with the etch target and gas phase nucleation. The etched object is etched, and the force for radically adsorbing the radical to the wafer 17 is increased from tens of degrees to 300 ° by the heat generated when the plasma is generated. Thermal gradients directed to the chuck 13 and wafer 17 maintained between 10 ° and + 10 °.
At this time, the thermal inclination force is much larger than gravity but much smaller than electromagnetic force, and as shown in the following equation, the surface area of the particle (≒ πD p 2 ) and the thermal conductivity (k) and temperature of the gas molecules around the particle. Gradients for Distributions ( ) And inversely proportional to the average velocity of gas molecules' thermal motion (c * ), and also have a direction from the high temperature portion to the low temperature portion.
[수식][Equation]
F(열경사력)= -8Dp2k△T/15c*(Dp;입자의 지름, c*;기체분자의 열운동 평균속도, k;기체분자의 열전도도)F (Thermal gradient) = -8 Dp 2 kΔT / 15c * (Dp; particle diameter, c * ; average velocity of thermal motion of gas molecules, k; thermal conductivity of gas molecules)
By the way, although the thermal gradient is known to affect by-products (foreign particles; particles and polymers) generated in the plasma etching process, it is known that the foreign substances are hardly adsorbed onto the wafer 17 by the thermal gradient. . This is because, unlike neutral particles, electrons in the plasma are adsorbed by foreign matter (particles) floating along the wall of the quartz tube 11 together with the plasma. That is, because the particles are negatively charged, they receive an electromagnetic force (repulsive force) that is much larger than that of the thermal inclination force against the chuck 13 in a state where the potential is low.
따라서 전극에 플라즈마를 생성하기 위한 전원이 인가되는 플라즈마 식각 공정중에는, 상기 파티클이 웨이퍼(17)에 흡착되지 않기 때문에, 파티클에 의한 오염은 문제가 되지 않았다.Therefore, since the particles are not adsorbed on the wafer 17 during the plasma etching process in which a power source for generating plasma is applied to the electrodes, contamination by the particles does not become a problem.
However, such a conventional technique is that particles that float on the quartz tube wall with plasma during the plasma etching process are dropped onto the wafer as the power supplied to generate the plasma is turned off at the end of the process. There was a problem of contaminating the surface of the wafer. This is because the thermal gradient generated because the temperature of the quartz tube wall is high and the surface temperature of the wafer is relatively low becomes the dominant force on the particles due to the loss of electromagnetic force. It is a secondary issue in technology.
Accordingly, the present invention, when the power supplied to generate the plasma is turned off after the plasma etching process is finished, when the foreign matter generated in the plasma etching process loses electromagnetic force, than the thermal gradient formed by the wafer It is an object of the present invention to provide a foreign material removal device of a semiconductor device manufacturing apparatus in which a low temperature portion having a large thermal warp force exerts on the foreign matter is not only adsorbed (contaminated) on the wafer, but also focuses and exhausts the foreign matter. .

The debris removing device configured as described above is driven to lower or raise the focusing unit 31 according to a process performed by the plasma etching apparatus including the debris removing device, which is illustrated in FIG. 3 (a) or 2 (c). The illustrated bellows 41 is stretched (extended) to show a state in which the focusing part 31 thereon is lowered. FIG. 3 (b) is a bellows 41 shown in FIG. 2 (c). ) Shows the state in which the focusing part 31 on the upper side is raised due to expansion and contraction (contraction). When the focusing part 31 descends as shown in FIG. 3 (a), the focusing part is focused while the etching process is in progress. This is to prevent the portion 31 from interfering with the gas phase synthesis occurring on the wafer 17. When the converging portion 31 rises as shown in FIG. 3 (b), foreign matter that loses charge as the etching process is finished. It is to adsorb | suck.
이하, 상기와 같이 구성된 본 발명에 따른 이물질 제거장치 및 그를 포함하여 구성되는 플라즈마 건식각 장치의 동작에 대해서 설명한다.Hereinafter, the operation of the foreign matter removing apparatus and the plasma dry etching apparatus including the same according to the present invention configured as described above will be described.
When the plasma etching apparatus is operated and the plasma etching process is performed, as described in the related art, the upper electrode is fixed and cooled (-10 °-+ 10 °) on the wafer 17 mounted on the chuck 13. 12 and the reaction gas supplied with the power applied to the lower electrode chuck 13 are dissociated to form a plasma, and the chemically active species including the plasma has an etching target (SiO 2 ) 17 ), The radicals cause gas phase nucleation with the etched object to etch the etched object. With such an etching process, the compressor 22 and the vacuum pump 33 are driven, so that helium is circulated through the circulation pipe 21 and foreign substances sucked into the focusing part 31 are discharged to the outside through the exhaust pipe 32. As shown in FIG. 3 (a), the concentrator 31 is lowered so that the upper end portion is positioned at a lower position than the wafer 17, as shown in FIG. This is to prevent the foreign matter removal device from affecting the etching process by preventing radicals and the like from adsorbing around the focusing part 31 during the etching process. Therefore, the etching process of the plasma etching apparatus according to the present invention can be seen as the same as the prior art. That is, neutral particles such as radicals are adsorbed on the wafer 17, and charged particles such as particles (particulates) float inside the quartz tube 11 together with the plasma.
Thereafter, as shown in FIG. 3 (b), after the focusing unit 31 is raised to a position higher than the wafer 17 and the plasma process is finished, particles floating together with the plasma inside the quartz tube 11 are adsorbed on the surface thereof. The loss of the former electrons causes the particles to turn into neutral particles, and at the same time, receives thermal inclination due to the temperature distribution inside the quartz tube 11. At this time, the thermal inclination force of the fine particles as described through the formula in the prior art, the surface area (≒ πD p 2 ) of the particles and the thermal conductivity (k) and the temperature distribution of the gas molecules around the particles ( ) Is inversely proportional to the average velocity of the gas molecules' thermal motion (c * ), and has a direction from a high temperature to a low temperature.
Accordingly, most of the fine particles move to the focusing portion 31 at the center of the quartz tube 11 while having the lowest temperature in the quartz tube 11. It enters the cavity through the net and stops at the point where the thermal gradient becomes '0'. At the same time, the vacuum pump 33, which is periodically driven, discharges the fine particles sucked into the cavity of the focusing part 31, so that the particulates do not accumulate in the focusing part 31. This operation continues for a predetermined time.
상술한 바와 같이, 열경사력을 이용하여 플라즈마 공정이 끝난 후에 중성미립자가 되는 이물질을 제거하는 본 발명에 따른 플라즈마 식각장치의 이물질 제거장치는, 웨이퍼 및 석영관 내부의 오염을 방지하게 되는 효과가 있다.As described above, the foreign matter removing apparatus of the plasma etching apparatus according to the present invention, which removes foreign matter that becomes neutral particles after the plasma process is finished by using thermal inclination, has an effect of preventing contamination of the wafer and the quartz tube. .
