(実施例1〜8、比較例1〜5:放熱シートの作製)
まず、表1に示す配合に従い、熱硬化性樹脂と、硬化剤とをメチルエチルケトンに添加し、これを撹拌することにより熱硬化性樹脂組成物の溶液を得た。次いで、この溶液に熱伝導フィラーを混合することにより、熱伝導フィラーを均一に分散させたワニス状の熱硬化性樹脂組成物を得た。次に、熱硬化性樹脂組成物を、銅箔(厚さ0.07mm、古河電気工業株式会社製、GTS−MP箔)上にドクターブレード法を用いて塗布した後、これを100℃、30分間の熱処理により乾燥させることにより、Bステージ状態(半硬化状態)にある銅箔付き樹脂シートを得た。
その後、表1に示す温度で5分間加熱することにより、銅箔付き樹脂シートを軟化させた。次いで、軟化状態にある銅箔付き樹脂シートを、表1に示す圧力P1で加圧しながら、樹脂シートの軟化点未満の温度となるように冷却した。このとき、得られた樹脂シートの硬化状態は、Bステージ状態(半硬化状態)であった。その後、得られた樹脂シートを180℃の温度条件下、表1に示す圧力P2で加圧することにより、樹脂シートを硬化して、放熱構造体を得た。
なお、表1中における各成分の詳細は下記のとおりである。また、比較例4の放熱シートを作製する際には、下記表1に示す通り、加圧を行わなかった。同様に、比較例5の放熱シートを作製する際には、下記表1に示す通り、加圧を行わなかった。(Examples 1 to 8 and Comparative Examples 1 to 5: Preparation of a heat-radiating sheet)

Next, while the resin sheet with a copper foil in a softened state was pressurized at a pressure P1 shown in Table 1, it was cooled to a temperature below the softening point of the resin sheet. At this time, the cured state of the obtained resin sheet was a B-stage state (semi-cured state). Thereafter, the obtained resin sheet was pressurized at a pressure P2 shown in Table 1 under a temperature condition of 180 ° C. to cure the resin sheet, to obtain a heat dissipation structure.
The details of each component in Table 1 are as follows. なお、主電極は導電性ペーストを用いてφ25.4mmの円形状に作製した。また、このときガード電極は作成していない。対電極はシート作成時に、基材として用いた銅箔を利用した。
○:25℃での体積抵抗率が1013Ω・m以上であった。
△:25℃での体積抵抗率が1010Ω・m以上1013Ω・m未満であった。
