Description
The present invention relates to a positive photosensitive resin composition, a cured film, a protective film, an insulating film, a semiconductor device using the same, a display device, and a resist film forming method.
Conventionally, polybenzoxazole resins and polyimide resins having excellent heat resistance and excellent electrical characteristics, mechanical characteristics, and the like have been used for surface protective films and interlayer insulating films of semiconductor elements.
However, circuit pattern formation on a semiconductor integrated circuit or printed circuit board is complicated and diverse, such as film formation of a resist material on the surface of a base material, exposure to a predetermined location, removal of unnecessary portions by etching, etc., and cleaning of the substrate surface. Since the pattern formation is performed through these processes, it is desired to develop a heat-resistant photosensitive material that can be used by leaving a necessary portion of the resist as an insulating material even after pattern formation by exposure and development.
As a material having such characteristics,
This invention is made | formed in view of this situation, and provides the positive photosensitive resin composition which has favorable edge rinse property, without including a fluorine-type surfactant.

The positive-type photosensitive resin composition of the present invention was formed on a 6-inch silicon wafer using a spin coater to form a coating film, and edge-rinsing was performed using OK-73 thinner while rotating the silicon wafer. Further, the penetration width of the OK-73 thinner from the edge of the 6-inch silicon wafer of the coating film dried at 120 ° C. for 4 minutes on a hot plate is 10 mm or less. By setting it in the above range, the coating film at the part where the conveying jig on the outer periphery of the silicon wafer comes into contact can be surely removed, and furthermore, the thickness of the coating film at the part where the semiconductor element is formed can be made uniform. In addition, it is possible to achieve both the prevention of contamination of the conveying jig and the yield.
Here, the penetration width can be calculated by the following method.
The positive photosensitive resin composition is adjusted to a 6-inch silicon wafer using D-SPIN636 (manufactured by Dainippon Screen Mfg. Co., Ltd.), and the wafer rotation speed is adjusted so that the film thickness after drying with a hot plate is about 10 μm. Then, after rinsing with OK-73 thinner (manufactured by Tokyo Ohka Kogyo Co., Ltd.) at a flow rate of 20 mL / min and a wafer rotation speed of 1000 rpm for 1 minute, it was dried on a hot plate at 120 ° C. for 4 minutes and OK-73 thinner. Penetrates into the coating film, and the penetration width where the film thickness becomes non-uniform is measured.
Next, a method for producing the cured film (resist film) of the present invention will be described.
The cured film of this invention can be obtained through the following processes, for example.
The positive photosensitive composition of the present invention is applied to a support (substrate) and a silicon wafer on which a semiconductor element is formed (application step). The positive photosensitive resin composition is applied so that the final film thickness after curing of the positive photosensitive resin composition is 0.1 to 30 μm. If the film thickness is below the lower limit value, it will be difficult to fully function as a protective surface film of the semiconductor element. If the film thickness exceeds the upper limit value, it will be difficult to obtain a fine processing pattern. Takes a long time to reduce throughput. Examples of the coating method include spin coating using a spinner, spray coating using a spray coater, dipping, printing, roll coating, and the like.
Next, the coating film on the outer peripheral part (on the edge part) of the silicon wafer is removed by rinsing (washing) with an edge rinse liquid (edge rinse process). As shown in FIG. 1, the edge rinsing process removes the
On the other hand, as shown in FIG. 3, when the solubility of the
The edge rinse liquid is not particularly limited, but is OK-73 thinner, OK-82 thinner, AZ EBR 70/30 thinner (manufactured by AZ Electronic Materials), N-methyl-2-pyrrolidone, γ-butyrolactone, Generally, propylene glycol monomethyl ether acetate, butyl acetate, ethyl lactate, or a mixed solution thereof can be used.
Next, after prebaking, for example, at 60 to 130 ° C., the coating film of the positive photosensitive resin composition is dried, and then irradiated with actinic radiation in a desired pattern shape (exposure process). As the actinic radiation, X-rays, electron beams, ultraviolet rays, visible rays and the like can be used, but those having a wavelength of 200 to 500 nm are preferable.
Next, a relief pattern is prepared (development process) by dissolving and removing the exposed portion with a developer. The development mechanism of the positive photosensitive resin composition is as follows.
In the unexposed area, the diazoquinone compound acts with the polyamide resin, exhibits a dissolution inhibiting effect, and becomes hardly soluble in the alkaline aqueous solution. On the other hand, in the exposed area, the diazoquinone compound undergoes a chemical change and becomes easily soluble in an aqueous alkali solution. By utilizing the difference in solubility between the exposed portion and the unexposed portion to dissolve and remove the exposed portion, it is possible to produce a coating film pattern of only the unexposed portion.

Secondary amines such as amines, diethylamine and di-n-propylamine; tertiary amines such as triethylamine and methyldiethylamine; alcohol amines such as dimethylethanolamine and triethanolamine; tetramethylammonium hydroxide; tetraethylammonium An aqueous solution of an alkali such as a quaternary ammonium salt such as hydroxide and an aqueous solution obtained by adding an appropriate amount of a water-soluble organic solvent or surfactant such as methanol or ethanol to this can be preferably used. As a developing method, for example, a spray, paddle, immersion, ultrasonic method, or the like is possible.
Next, heat treatment is performed to form a ring-closed structure (for example, oxazole ring, imide ring, etc.) of the polyamide-based resin contained in the coating film, and a patterned cured film rich in heat resistance is obtained (heating step).
Although heat processing temperature is not specifically limited, 150-380 degreeC is preferable and 280-380 degreeC is especially preferable.
Next, the cured film of the positive photosensitive resin composition according to the present invention will be described. The cured film, which is a cured product of the positive photosensitive resin composition, is used not only for semiconductor devices such as semiconductor elements but also for display devices such as TFT (Thin Film Transistor) type liquid crystal and organic EL (electroluminescence), It is also useful as an interlayer insulating film for multilayer circuits, a cover coat of a flexible copper-clad plate, a solder resist film, and a liquid crystal alignment film.

A protective film such as a buffer coating film, an insulating film such as an interlayer insulating film formed by forming a cured film of the above-mentioned positive photosensitive resin composition on a circuit formed on a semiconductor element, Examples include an α-ray blocking film, a planarizing film, a protrusion (resin post), and a partition wall.

(Multi Domain Vertical Alignment) type projections for liquid crystal display devices, partition walls for organic EL element cathodes, and the like can be mentioned. The usage method is based on forming the positive photosensitive resin composition layer patterned on the substrate on which the display element and the color filter are formed according to the semiconductor device application by the above method. High transparency is required for display device applications, especially for insulating films and flattening films. Transparency can be achieved by introducing a post-exposure step before curing the positive photosensitive resin composition layer. It is also possible to obtain a resin layer that is excellent in practical use, which is more preferable in practical use.

(Evaluation of edge rinse)
The positive photosensitive resin composition obtained in the example is applied to a 6-inch silicon wafer using D-SPIN636 (manufactured by Dainippon Screen Mfg. Co., Ltd.) so that the film thickness after drying on a hot plate is about 10 μm. After applying the wafer by adjusting the number of wafer rotations, edge rinse with OK73 thinner (manufactured by Tokyo Ohka Kogyo Co., Ltd.) at a flow rate of 20 mL / min and wafer rotation number of 1000 rpm for 1 minute, and then drying at 120 ° C. for 4 minutes on a hot plate. The penetration width (mm) at which the OK-73 thinner penetrated into the coating film and the film thickness became non-uniform was measured. Moreover, the shape of the edge part of a coating film was observed and evaluated. The evaluation results are shown in Table 2.
(Mechanical property evaluation)
The positive photosensitive compositions obtained in the examples were applied on a 6-inch silicon wafer using a spin coater so that the film thickness after curing was 5 μm, and then dried at 120 ° C. for 4 minutes on a hot plate. Then, curing was performed at 150 ° C./30 minutes + 320 ° C./30 minutes using a clean oven at an oxygen concentration of 1000 ppm or less to obtain a cured film. The obtained cured film (10 mm width) was subjected to a tensile test at a speed of 5 mm / min with a tensile measuring machine to evaluate the tensile elastic modulus and the elongation. The evaluation results are shown in Table 3.
