そこで、高温状態になったターボ分子ポンプ1を冷却するために、ベース3には、冷却管26が埋設されている。

そのため、ターボ分子ポンプ1では、プロセスチャンバ(真空容器)内の気体だけでなく、プロセスチャンバにおいて生じたパーティクルも吸気口5から取り込まれる。
吸気口5から取り込まれたパーティクルは、ターボ分子ポンプ1の内部において、高速回転している回転ブレード28に衝突した場合、プロセスチャンバ側へ跳ね返され、即ち吸気口5からプロセスチャンバ側へ逆流してしまう。

このように本実施の形態では、パーティクルの回転ブレード28へ入射(進入)経路を考慮し、回転ブレード28におけるパーティクルの衝突可能領域Lに面取り面28aを形成することにより、排気性能の著しい低下を伴うことなく、効率良くパーティクルの逆流を防止することができる。
また、本実施の形態では、回転ブレード28の面取り面28aを回転軸と平行に形成されているが、面取り面28aの向きはこれに限定されるものではなく、衝突したパーティクルが上流側へ跳ね返されない方向を向いていればよい。例えば、回転ブレード28の面取り面28aは、気体の下流方向を向くように形成されていてもよい。Even if the chamfered
