Abstract
PURPOSE:To prevent the reverse directional breakdown of a solar battery cell from occurring by actively feeding current in the reverse direction when the solar battery cell is impressed with the reverse voltage by a method wherein an independent diode connected in parallel in the reverse direction is formed in the solar battery cell. CONSTITUTION:When light is detected on a photodetecting surface, photovoltaic power is generated between a p-type GaAs layer 12 and an n-type GaAs layer 11 working as a cell assuming an anode electrode and a cathode electrode respectively as positive and negative. A p-n junction which is formed of anther n-type GaAS layer 13 and another p-type GaAS layer 14 discharging the generating fuction in the direction reverse to the normal generating direction is formed on the rear side of a semiconductor substrate not to obstruct the solar battery cell performances by generating power in the reverse direction. In such a constitution, even if a part of solar batteries is shaded within a solar battery cell module series-connected through the intermediary of outer connecting electrodes 32, 33 of the solar battery cell, the p-n junction formed by the layers 14 and 13 is normal-biased to feed the current from the cathode electrode 33 to the anode electrode 32 so that the p-n junction discharging the generating function may not be impressed with the inverse voltage.
