Description
本発明は、例えばマイクロエレクトロニクスま
たは集積レンズにおいて製造用マスクの実施中に
マスク用生成物として用いられる、樹脂または重
合体の新規な組成物に関するものである。これら
の樹脂及び得られたマスクはこの種のものに特有
な方法で「フオトレジスト(photoresists)」と
名づけられるけれども、本発明は光子(γ線,X
線,遠紫外線)ビームによつて変化を起しやすい
ばかりではなく、電子ビームによつても変化を起
しやすい組成物に関する。
同一基板上に更に多くの成分を集積する必要性
が、マスク上に表わされるモチーフの寸法を小さ
くする必要性を生ぜしめている。なぜならば単結
晶基板の寸法は、本発明の範囲を逸脱する結晶学
的理由と、熱の散逸という理由によつてあまり大
きくすることは不可能であるからである。
しかしながら、高分解能のマスクの実現は、あ
まり長い波長の可視光線を用いてはもはや不可能
であり、このことがマスクのモチーフの縁での回
折現象を惹起し、画像精細度を劣化させる。それ
ゆえにマスク生成の為の照射には、γ線,X線,
遠紫外線等の光束、または電子ビーム、というよ
うな更に高い画像精細度を有する放射線の使用が
必要である。電子ビームは高分解能のマスクを得
ることを可能ならしめ、得られたマスクは線の細
さ―幅が1ミクロンを越えない―非常な正確さを
有する。
新しい放射線の適合は、上記のすべての放射線
に対してマスク生成感度を適合させる。
一方、二つの型のマスク生成物が存在する。
「ポジテイブ」な樹脂は放射線によつて分解
し、一方、「ネガテイブ」な樹脂は逆に網状とな
る。このことはすなわち、ポジテイブな樹脂につ
いては適当な溶媒が放射線に照射済みの各部を溶
かすが、反対に、ネガテイブな樹脂についてはネ
ガテイブな樹脂の放射線に照射されていない各部
を溶かすことを意味する。実際には、ポジテイブ
な樹脂は高い分解能を得るためにより多く用いら
れているが、これはポジテイブな樹脂のコントラ
ストは、ネガテイブな樹脂のコントラストよりも
一般的には優れているためからである。
本発明は、光子及び電子の活動の下で変化を起
しやすいポジテイブな重合体組成物関するもので
ある。
ポジテイブで、光子及び電子に敏感な重合体組
成物は既知であつて、ポリメタクリル酸メチルの
ようなものであるが、様々な型の、光子及び電子
線に対するこれらの組成物の感度は変化しやす
く、吸収するエネルギーに依存する。
例えばX線の作用については、本発明の対象で
あるポジテイブな重合体組成は、広い波長領域内
で、より感度が高い。なぜならばこれらの組成構
造は、互いに補い合う多数のスペクトルの中で選
択するように、エネルギーを吸収する多数のハロ
ゲン原子を有しているからである。
もつと正確には、本発明は、放射線の活動下で
変化を起しやすいフオトマスクの組成物によつて
構成され、この組成物が、少くとも二つの型のハ
ロゲン原子によつて置換されたα―アルキルアク
リル置換型の共重合体から成り、この一般式は次
の通りである。
この中で、
(イ) R1,R′1,R″1,R2,R′2,R″2は1個から10
個までの炭素原子を含む主鎖を有するアルキル
基を表わす。
これらの基は弗素と、塩素と、臭素によつて
置換されていて、これらの元素の指数a,a′,
b,b′,c,c′は正の整数またはゼロである。
(ロ) m,n,pはゼロに等しいかゼロより大きい
整数であり、三つの数m,n,pのうちの一つ
だけがゼロになり得る。
本発明は、波長に関する質量吸収係数の変化を
表わす添付図面に基く以下の記述によつて更によ
く理解されるであろう。
図面はある原子についてのX線の質量吸収係数
の、波長λに関する変化の典型的な曲線を表わし
ている。或原子に対する質量吸収係数は枝毎に関
係式:

によつて表わされている。ここで、
μはX線の均等吸収係数,
ρは密度,
Cは定数,
Zは原子番号,
λは波長
である。
この関係式は吸収が原子番号の3乗と波長の3
乗に比例することを示しているが、図面は変化の
曲線が鋸歯状で、数個の枝から成つていることを
示している。この曲線の各々の枝は吸収領域に対
応し、枝K,L,Mの名称で知られている。従つ
て或原子に対して、或波長の吸収は、より短かい
波長の吸収よりも必然的に大であるわけではな
く、このことが波長の3乗という利益を失なわせ
る。以上は異なる枝の間の不連続点の近傍におけ
る特別な場合である。
更に、重合体のような分子によるX線の吸収、
特に、やわらかいX線(例えば4<λ<50Å)の
吸収については、吸収は重合体の各構成原子の
個々の貢献の加重総和として表われる。
ところで、常用される重合体の大部分、特にポ
リメタクリル酸メチルは、炭素,酸素,水素の如
き軽い元素から構成されている。その結果、これ
らの重合体はX線をあまり強くは吸収しないとい
うことになり、このことから、感度はかなり弱
い。
フランス国特許第2339184号はポリメタクリル
酸メチルよりも感度とコントラストが大きく、光
子及び電子の作用下で変化を起しやすい重合体の
新たな系列を示している。エステル基についてハ
ロゲン化された、特に弗素化されたメタクリル酸
類が問題にされている。或いくつかの波長に対す
る感度の増大は、これらの波長に対する炭素や酸
素よりももつと吸収性のある弗素原子の存在に帰
すべきである。
しかしながら、この解決法は重大な一つの不都
合を生じる。吸収の激しい降下によつて表わされ
る吸収端の存在という事実から、4から50Åの間
に含まれるやわらかいX線の全範囲において、特
に17.9Åにおいて吸収Kの吸収端を通過した直後
には、下記の第1表が示す如く、弗素は有利では
ないことが証明される。

るコポリマーは濾過によつて集められ、メタノー

を除去するために180℃で30分間再加熱される。
