ある。That is, as shown in FIGS. 4 and 5, when a metallization paste is applied to the surface of the ceramic substrate 1 to form the metallization layer 2, the peripheral portion of the metallization paste flows and flows from the surface of the ceramic substrate 1 to the side surface. It may drip and stick. Then, when the metallization paste applied to the ceramic substrate 1 is fired, cracks 3 are formed from the peripheral part of the metallization paste dripping on the side surface of the ceramic substrate 1 to the part of the metallization paste applied to the surface of the substrate 1, as shown in FIG. This may occur. For this reason, poor quality metallization 12 with cracks is formed, making it difficult to form a good plating layer on the surface of metallization layer 2, and making it impossible to reliably attach a semiconductor chip.

なるためであると考えられる。First, the inventors considered the cause of cracks occurring in the metallized paste applied to the surface of a ceramic substrate when the peripheral portion of the paste hangs down to the side surface of the substrate. As a result, we found the following: As shown in FIG. 4, the peripheral part of the metallization paste applied to the surface of the ceramic substrate 1 to form the metallization layer 2 wraps around the right-angled corner where the surface and side surfaces of the ceramic substrate 1 intersect, and the metallization paste coats the surface of the ceramic substrate 1. The thickness of the peripheral edge portion of the metallizing paste that hangs down from the side surface, goes around this right-angled corner, and hangs down on the side surface of the substrate is thicker than the thickness of the metallizing paste applied to the surface of the substrate. Then, when the metallization paste applied to the ceramic substrate 1 is fired, cracks occur in the portions of the metallization paste hanging down on the side surfaces of the ceramic substrate 1. This is because the thickness of the metallization paste dripping on the side of the ceramic substrate 1 is thicker than the thickness of the paste applied on the substrate surface, so the metallization paste dripping on the side of the substrate and the surface of the substrate are coated. This is thought to be because the magnitude of thermal stress generated in the metallized paste portions is different.

As a result of further research, we found that by forming an inclined surface at the intersection of the surface and side surface of the ceramic substrate, and making this inclined surface receive the peripheral part of the metallization paste applied to the surface of the ceramic substrate, the peripheral edge of the paste It has been found that the portion adheres to the inclined surface with the same thickness as the paste coating thickness on the substrate surface and does not sag on the side surface of the substrate. That is, it has been found that it is possible to eliminate the cause of cracks caused by the metallization paste applied to the surface of the ceramic substrate dripping to the side surfaces.

12はクラックが無い良質なものである。The ceramic substrate 1 can be made of ceramics such as alumina<A2203) and aluminum nitride (ANN). Among these, a substrate made of aluminum nitride has high thermal conductivity. At the intersection of the surface periphery and the side periphery of this ceramic substrate 1,
A peripheral inclined surface 4 is formed that slopes downward from the substrate surface toward the side surface of the substrate. The peripheral inclined surface 4 is intended to receive the peripheral edge portion of the metallization paste applied to the surface of the ceramic substrate 1 to form the metallized layer 2, thereby preventing it from dripping onto the side surface of the substrate. The inclination angle and length of the peripheral inclined surface 4 are set depending on conditions such as the type of metallizing paste. For example, when the metallization paste is tungsten, the slope angle of the peripheral inclined surface 4 is 45°, and the length is o, i, mi. A metallization I2 made of tungsten or molybdenum is formed on the surface of the ceramic substrate 1. This metallization 112 is formed by applying a metallization paste to the surface of the ceramic substrate 1 by a printing method and then firing it. When forming the metallized layer 2, when the metallized paste is applied to the surface of the ceramic substrate 1 to a predetermined thickness by a printing method, the peripheral edge of the metallized paste forms the peripheral edge formed at the intersection of the surface and the side surface of the ceramic substrate 1. It flows and adheres to the inclined surface 4. In other words, the peripheral portion of the metallizing paste stops at the peripheral inclined surface 4, flows to the side surface of the ceramic substrate 1, and does not hang down. Further, the thickness of the peripheral edge portion of the metallizing paste adhered to the peripheral inclined surface 4 of the ceramic substrate 1 is approximately the same as the thickness of the metallizing paste applied to the surface of the ceramic substrate 1. Therefore, when the metallization paste applied to the surface of the ceramic substrate 1 is fired, no cracks occur in the peripheral portion of the paste, and the center and peripheral portions of the metallization paste are fired uniformly and in good condition. This is thought to be because the thermal stress generated in the central portion of the metallized paste and the thermal stress generated in the peripheral portion are of the same magnitude. Therefore, the metallization 12 formed on the surface of the ceramic substrate is of good quality with no cracks.
