【発明の目的】
(産業上の利用分野)
本発明は、固体の試料に対する質量分析に用いられる質
量分析装置に係り、特に前記試料に一次イオンビームを
照射する一次イオンビーム光学系に関する。
(従来の技術)
従来のこの種の質量分析装置としては、イオン銃により
Arイオン等の一次イオンビームを集束レンズ、中性粒
子除去用2°偏向電極、走査用電極。
微細ビーム径を得るための対物レンズ等を介して試料に
照射し、これにより試料から発生する二次イオンを検出
して質量分析を行なう質量分析装置が一般的である。こ
のような装置においては、一次イオンビームのビーム径
をできるだけ微細にし。
広い領域を走査して検出感度を向上させる必要がある。
また、試料を囲む環境は超高真空が望ましい。
しかしながら、固体試料のうちで絶縁物に対する一次イ
オンビーム照射の場合は、イオンが試料内にチャージア
ップし、絶縁物試料表面への静電電荷の蓄積によるイオ
ンビームの減速、横方向散乱2反射等や、二次イオン放
出分布の変動、検出イオンのドリフト等により、信頼性
のある分析ができないという問題があった。そこで従来
は、一次イオンの照射と同時に試料に電子を照射し、チ
ャージアップを補償する方法が一般に用いられていた。
しかし、この電子照射によるチャージアップ対策も、一
次イオンビーム照射によるチャージアップの量が一定と
は限らないことから、測定中の変動が避けられず、分析
の信頼性を高めるほどの効果は望めなかった。また、一
部の装置では、一次イオンビームと同種のガスを用いて
途中で中性化を図り、チャージアップの防止に成功して
いる。しかしながら、この中性ガスの導入は限られたイ
オン種の銃のみに限られ、また、試料室内の残留ガス圧
の増大によるバックグランドの増大、一次イオンビーム
散乱によるビーム径の増大等の問題があった。
(発明が解決しようとする問題点)
上記のように、従来の質量分析装置においては、絶縁性
固体試料に対する一次イオンビーム照射の際の試料内の
チャージアップに対する対策に効果的なものがないとい
う問題点があった。そこで本発明は、一次イオンビーム
の中性化を果たし、絶縁物試料のチャージアップの問題
を解消させ、信頼性が高く且つ高精度、高感度な質量分
析装置を提供することを目的とする。
〔発明の構成〕
(問題点を解決するための手段)
本発明の質量分析装置は、対物レンズと試料との間に、
具備した電子銃から電子を放出して電子を充満させ入射
した一次イオンビームを前記′電子の捕獲により中性原
子ビームに変換させて試料に照射するイオン−中性原子
変換器を設け、さらにこの変換器の出口側に、生き残っ
たイオンビームを偏向させるイオンビーム偏向電極を設
置するように構成される。
(作 用)
本発明の質量分析装置においては、一次イオンビームが
イオン−中性原子変換器を通過する際に電子を捕獲し、
中性化した中性原子ビームとなり。
試料面に照射されるので、試料が絶縁物でもチャージア
ップされる恐れがない、また、生き残ったイオンの試料
への到達を制御するイオンビーム偏向電極により、生き
残ったイオンビームを中性原子ビームに混合する割合い
を可変して試料に照射するようにしてやることで、チャ
ージアップ現象がどのように分析に影響するかの問題を
解明することもできる。また、導入された電子は、負電
位の電子トラップ管で囲まれ閉ざされているため、残留
ガスの発生やビームの散乱等が無視できるので、中性原
子ビームとなった後も微細ビーム径が得られ、高精度な
質量分析が可能となる。
(実施例)
以下、図面に示した実施例に基いて本発明の詳細な説明
する。本発明一実施例の質量分析装置を第1図に示す。
同図において、(2)はイオン銃で、(1)はイオン銃
(2)の電界イオンのエミッタの作用をするタングステ
ンチップである。また(3)は集束レンズである。(4
)は中性粒子を除去するための2°偏向電極で、イオン
ビームを約2〜5゜偏向させる。(5)は走査電極で、
微細ビーム径を1 mm X 1 nm程度走査する。
(6)は対物レンズで、アース電位に保たれ、平坦なス
パッター面が得られるようにビーム径を1〜10μ程度
まで集束させる。
この対物レンズ(6)との試料(11)との間に、イオ
ン−中性原子変換器として電子]・ラップ管(8)が設
けられている。この電子トラップ管(8)は細長い円筒
状で、第2図に示すように、その内壁面は二次電子放出
効率の高い膜(8a)で被膜されている。また、電子ト
ラップ管(8)には、電子銃(7)が設けられており、
電子銃(7)から電子を放出して電子をトラップ管(8
)内に充満させ、入射した一次イオンビームを前記電子
の捕獲により中性h’1子ビームに変換させて試料(1
1)に照射する。電子銃(7)は、酸化物被膜陰極を用
いれば、動作温度、寿命とも問題は無い。電子トラップ
管(8)は、対物レンズ(6)のアース電位に比べて僅
かに負電位を印加されている。
電子トラップ管(8)の出口側には、生き残ったイオン
ビームを偏向させるイオンビーム偏向ff1t!1(1
0)およびこの偏向電極(lO)により偏向されたイオ
ンビームの試料(11)への照射を阻止するイオンビー
ム阻止板(9)が設けられている。
試料(11)の近傍には、中性原子ビームの照射により
試料(11)から発生した二次イオンを捕集する引出し
電極(12)およびこの引出しfri極(12)により
捕集された二次イオンのエネルギー分析並びに質量分析
を行なうエネルギー分析計(13)が配置されている。
上記のように構成された本発明一実施例の質量分析装置
においては、イオン銃(2)から対物レンズ(6)で集
束されるまでの間は、一次ビームはイオン化されたイオ
ンビームで集束2発散、偏向等の制御を可能にしている
。対物レンズ(6)で集束された微細径の一次イオンビ
ームは、電子トラップ管(8)を通過する際に、その内
部に充満している電子を捕獲して中性化した中性〃■子
ビームとなり、さらに、このとき生き残ったイオンビー
ムはイオンビーム偏向電極(10)により偏向されてイ
オンビーム阻止板(9)で試料(11)へ向うのを阻止
されるので、試料(11)面には中性原子ビームのみが
照射されるため、試料(11)が絶縁物であってもチャ
ージアップされることが無い。したがって、イオンビー
ム照射のときの絶縁物試料表面への静電電荷の蓄積によ
るイオンビームの減速、横方向散乱2反射等の問題や、
二次イオンの放出分布の変動等の問題が解決され、信頼
性の高い質量分析が可能となる。また、生き残ったイオ
ンの試料への到達を制御するイオンビーム偏向電極(1
0)により、チャージアップ現象がどのように分析に影
響するかの問題を解く手段も与えられる。また、電子銃
(7)により電子トラップ管(8)内へ導入された電子
は、負電位に保たれている電子トラップ管(8)で囲ま
れ閉ざされているため、残留ガスの発生やビームの散乱
等が無視できるので、中性原子ビームに変換された後も
微細ビーム径が得られ、高精度な質量分析が可能となる
。
上述した実施例では、試料が絶縁物である場合の試料の
チャージアップを防止するために、電子トラップ管(8
)で生き残ったイオンはイオンビーム偏向電極(10)
により全て偏向させ、イオンビーム阻止板(9)で阻止
し、試料(11)には中性原子ビームのみを照射するよ
うにした使い方を説明したが、本発明の質量分析装置で
は、上記使い方以外に下記に述べるような使い方も可能
である。
(a)イオンビーム偏向電極(10)により生き残った
イオンビームの偏向を制御し、生き残ったイオンビーム
を中性原子ビームに混合する割合いを可変し、種々の混
合割合いのビームを試料に照射してやる使い方をするこ
とが可能であり、これにより絶縁物試料のチャシアツブ
の程度を可変してやることにより、チャージアップ現象
がどのように分析に影響するかを解明することができる
。
(b)試料が導電体の場合には、電子トラップ管(8)
内への電子の導入を行なわないようにして、イオン−中
性原子変換動作をやめるようにした使い方をすることも
可能で、試料には一次イオンビームがそのまま照射され
る。
〔発明の効果〕
以上詳述したように本発明によれば、質量分析装置にお
いて、対物レンズと試料との間にイオン−中性原子変換
器(電子トラップ管)を介在させ。
この変換器で一次イオンビームを中性原子ビームに変換
して試料に照射することができるようにしたことにより
、スパッタすべき試料が絶縁物のとき試料表面のチャー
ジアップを防止することが可能となる。したがって、イ
オンビームの照射のときの絶縁物試料表面への静電電荷
の蓄積によるイオンビームの減速、横方向散乱2反射等
の問題や、試料からの二次イオンの放出分布の変動等の
問題が解決され、信頼性の高い質量分析が可能となる。
また、イオン−中性」t1子変換器としての電子トラッ
プ管において、電子銃により導入された電子は。

ているため、残留ガスの発生やビーム散乱等が無視でき
るので、中性原子ビームに変換された後も微細ビーム径
が得られ、高精度な質量分析が可能となる。また、イオ
