This makes it possible to make the filament thicker and extend its operating life while maintaining its resistance and sputtering resistance.

That is, a hot cathode 2 provided in the axial direction of a cylindrical anode 1 is electrically heated by a heating power source 3 to generate thermoelectrons. These thermoelectrons are accelerated by an arc power source 4, collide with a gaseous raw material introduced into the space inside the anode 1 from the introduction hole 5, and ionize it. In this way, a plasma consisting of ions of the source material and electrons is generated in the interior space of the anode 1.

In addition, in FIG. 3, the reference numeral 7 is an electromagnet. Due to the magnetic field of this electromagnet, electrons generated from the hot cathode 2 perform trochoidal motion around the hot cathode 2, thereby increasing the ionization efficiency for the raw material gas. Moreover, the code|symbol 8 is a coil for electromagnets.

This filament is exposed to a plasma in the ion source and undergoes sputtering due to the bombardment of ions accelerated by the voltage in the nearby cathode fall region. This has a short operating life, e.g. 2~ with filament having

This increases the life of the filament and reduces the number of times it needs to be replaced over a period of time.

However, if the diameter of the filament is simply increased, the current to be supplied by the heating power source increases in proportion to the square of the diameter. As mentioned above, a high voltage for ion acceleration is applied to the hot cathode 2, so as the current increases, the isolation transformer that supplies power to the heating power source becomes larger and more expensive. It is desirable to increase the diameter without lowering the resistance value.

In addition, the expected value of the lifespan is calculated by considering only the increase in the lifespan proportional to the number of atoms contained in a filament of unit length (maximum value) and the decrease proportional to the number of incident ions. This shows the range of values (minimum values). Note that for the W-Re alloy described later, an estimated value of 25% Re is also shown for comparison.

The sputtering resistance is the same as W, and the operating temperature (approx.
℃) is about 1.5 times that of W. Therefore, it can be said that Re is a material suitable for providing a filament with the same resistance value as W and a large diameter.

The price of a filament using this in the mass production stage is estimated to be about 100 times that of W. Therefore, the present inventors replaced a part of W with Re, produced a filament with a large diameter commensurate with the increase in resistivity caused by this, and confirmed the effect of increasing the life expectancy from this increase in diameter. We conducted an experiment to find out.
