ED and EL (electroluminescent) using ZnS-based materials are known. It is difficult to make LEDs using GaAs-based materials large in area, and the driving voltage for ELs is several hundred.
■The a-3i LE, which has a high drawback of 1), uses a-3i material that eliminates this drawback and can be used to increase the area and drive at low voltage.
D is proposed.

In the figure, 1 is a conduction band, 2 is a forbidden band, and 3 is a valence band, and is a PIN type LE with one layer 8 between Pi 9 and N layer 10.
A wide bandgap layer 11 is provided between the DOP layer 9 and the first layer 8 or the PN type PM and N layer, and the wide bandgap layer 11 has a localized level with a wider bandgap than the P, N, and i layers. When a positive voltage is applied to the second layer 9 and a negative voltage is applied to the N layer IO so that the localized levels 12a and 12b of
However, holes 7 are injected into the localized level 12b on the valence band side, and light is emitted by recombination within the wide bandgap Nll.

A wide bandgap Fii 11 is interposed therebetween, and the same materials as shown in FIG. 2 can be selected for the PFit'9, the N layer 10, and the wide bandgap layer 11. Further, as the film forming method, PCVD, photoCVD, sputtering method, etc. are selected. Since the structure other than the first layer is the same as that shown in FIG. 2, the same parts are given the same reference numerals and redundant explanation will be omitted. a-3 in the wide bandgap layer 11
i-specific localized levels 12a and 12b exist and act as emission centers, so when a bias voltage is applied, electrons 6 are injected from the NJilO or bilayer 9 into the conduction band 1 side of the wide bandgap layer 11 and the valence band 3 side. Holes 7 injected into the localized levels 12a, 1 do not pass through the opposite layer due to the tunnel effect.
These electrons and holes captured at the 2b position recombine and emit optical energy hv. The light emission from the wide bandgap layer 11 has a larger bandgap in the forbidden band than the P and N layers 9 and 10, resulting in highly efficient light emission even at room temperature. Since light with high energy is emitted from the gap, it approaches the visible wavelength side and can be visualized.
