Abstract

PURPOSE:To prevent any defective contact between bonding wires etc. and a bonding pad caused by a sliding phenomenon due to the thermal stress of a final protective film from occurring by a method wherein the width of a bonding pad is divided into multiple small regions in width not exceeding specified value. CONSTITUTION:A PSG film 2 as an insulating film is formed on a semiconductor substrate 1. Then, an inner interconnection layer 3a comprising aluminum or aluminum alloy as well as a bonding pad 30 are formed on the PSG film 2. The bonding pad 30 is divided into multiple small regions in width not exceeding 5mum. The parts on the PSG films 2, the interconnection layer 3a and the peripheral parts of bonding pad 30 are covered with a final protective films 5 while an opening for wire bonding is made above the bonding pad 30. In such a constitution, the bonding pad 30 with respective small regions in narrow width is subject to no sliding phenomenon due to the stress of a final protective film 5 laid in the thermal cycle of heating and cooling.

プと、 露出した表面上にわたって保護膜を形成するステップと
、 前記ボンディングパッド上に形成された保護膜に開口部
を設けるステップとを含む、半導体装置の製造方法。
(5) A method for manufacturing a semiconductor device including a circuit element formed on a semiconductor substrate and at least one bonding pad for electrically connecting the circuit element to an external region of the semiconductor substrate, forming an insulating film patterned in a predetermined shape on the semiconductor substrate on which the circuit element is formed; forming a metal conductive film over the entire surface of the patterned insulating film; patterning the film into a predetermined shape to form internal wiring for interconnecting the circuit elements, and forming a bonding pad having at least a plurality of small regions each having a width equal to or less than a predetermined width; A method for manufacturing a semiconductor device, comprising: forming a protective film over the exposed surface; and providing an opening in the protective film formed over the bonding pad.
