〔発明の利用分野〕
本発明はエツチング方法に係り、特に深い溝や孔を垂直
かつ高精度にエツチング加工するに好適なエツチング方

近年、半導体集積回路等の微細加工に低圧気体のグロー

tchin3+以下RIEと略す。)を例にとって説明
する。プラズマ中で形成された化学反応性に富むラジカ
ルが試料表面に入射するとともに、プラズマ中のイオン
が、試料表面に形成される自己バイアスの電界によって
加速されて試料表面に垂直に入射する。このとき、入射
イオンは通常数10〜数100eVのエネルギーに加速
されて試料表面に入射するので、このエネルギーにより
エツチング反応が促進され、所謂イオンアシストエツチ
ング反応が生じる。この結果、イオンの入射方向にエツ
チングマスクが進み、被エツチング試料表面に形成され
たエツチングマスクの寸法通りに高精度な加工が実現で

合に特に生じ易い現象であり、深い溝を形成する場合の
