Abstract

PURPOSE:To obtain a mushroom type gate electrode, whose effective gate length is 0.5mum or less, with good reproducibility, by forming a hole in a gate-electrode forming part of the first dielectric film, depositing a side wall comprising the second dielectric film on the inner wall of the hole, and growing a gate electrode layer on the inner side of the wall by electrolytic gold plating. CONSTITUTION:The upper surface of a GaAs wafer 1 having an operating layer on its surface part is coated by a first dielectric film 6. A hole 7 is formed at a gate-electrode forming part by dry etching. On the entire upper surface including the inner surface of the hole 7, a second dielectric film 8 is deposited. Etching of the second dielectric film 8 is performed by a reactive ion etching method. A side wall 8a comprising the second dielectric film is made to remain on the side wall part of the hole 7. A plating substrate metal film 3 comprising titanium, gold and the like is evaporated and formed on the inner surface of the side wall 8a, on the upper surface of the GaAs wafer 1 and on the upper surface of the first dielectric film 6. With the gate-electrode forming region being made to remain, the upper surface is coated by a photoresist film 4. With the substrate metal film 3 as an electrode, electrolytic gold plating is performed. Thus a mushroom type gate electrode 5 is obtained.

おけるサイドエツチング効果によってホトレジストを用
いる場合のようには0.5μm以下の微細加工が困難で
ある0 〔発明の概要〕 この発明は以上のような点に鑑みてなされたもので、上
述の誘電体膜を用い、これに開孔を形成した後に、その
開孔の内側壁に他の誘電体からなるサイドウオールを被
着させることによってサブミクロンの孔を得て、この内
側へ電解金メッキで電極を成長させるので、実効ゲート
長が0.5μm以下のマツシュルーム形ゲート電極の形
゛成方法を提供するものである。
