Description

【発明の詳細な説明】 〔発明の利用分野〕 本発明は、半導体素子パッケージに係り、特に素子部の
発熱が多々、自然冷却では対応できない半導体素子パッ
ケージに関するものである。
〔発明のＲ景〕
従来の半導体素子パッケージにおいて、冷却を必要とす
るものは、空冷又は、水冷の方法が使用されている。
水冷の方法としては、例えば、日経エレクトロニクス１
．％３１０、ＰＰ１３７〜１５１（１９８３，２）に記
載のように、冷却水通路を設けた冷却板に、半導体素子
パッケージを取付は間接的に冷却を行なっている。しか
しこの方法では、冷却板と半導体素子パッケージ間の熱
伝導効率が低下すると共に、冷却板なる別装置が必要と
なり、体積が太き（なってしまう。
〔発明の目的〕
本発明の目的は、パッケージに保護された半導体素子る
直接冷却可能とすることで、冷却効率を向上でき、体「
青を小さくできる半導体素子パッケージを提伊すること
ｌこある。
〔発明の概要」 本発明は、半導体素子パッケージ内に冷媒通路とするも
ので、パッケージに保護された半導体素子を直接冷却し
よさとしたものである。
〔発明の実力ｉｌｉ例〕
以下、本発明の一実施例を第１図、茅２図により説明す
る。
半導体素子３を保護するバーＩケージ２において、第１
図、１Ｊ（２図１こ示すごとく、半導体素子３の上部、
下部のパッケージ２をそれぞれ上下に２分割し、冷媒通
路１を構成し得るような？ｊζを設け、接着等により、
第１図に示すごと（組立てる。
第２図において、冷媒人口５より流入した冷媒、例えば
、水（は図示の矢印のごとく冷媒通路Ｉ内を通り、冷媒
出口６より放出される。この冷媒通路１を流れる間に、
半導体素子３より発生する熱は、パッケージ２を経由し
て、冷却水に伝達され、外部に放出される。
〔発明の効果〕
本発明によれば、冷却板を介さずパッケージに保護され
た半導体素子を冷媒により直接冷却できるため、冷却効
率を向上でき体積を小さくできるという効果がある。

第１図は本発明による半導体素子パッケージの一実施例
を示す断面図、第２図は第１図の平面図である。

    【特許請求の範囲】
  1. １、半導体素子パッケージ内に冷媒通路を設け、前記素
    子からの発熱を前記冷媒通路を流れる冷媒に吸収させて
    外部に放出させることを特徴とする半導体素子パッケー
    ジ。
