フリップチップ形の半導体チップと多層セラミック基板
との接続は、チップ側端子と多層セラミック側端子間を

板の熱膨張率の差に起因する熱応力がハンダ接続部にく
り返し加わり、ハンダが疲労破断するという問題がある

1のハンダ熱疲労寿命を検知できるので、電子回路モジ
ュールを交換することにより、障害の発生を未然に防ぐ
