Abstract

PURPOSE:To protect the solar cell from opposite-direction voltage by isolating one part of the P-N junction solar cell section formed onto a semi-insulating substrate and forming a protective diode. CONSTITUTION:An N type GaAs layer 2 and a P type GaAs layer 3 are laminated successively onto the semi-insulating GaAs substrate 1 and the solar cell is formed while one part is isolated, thus shaping the protective diode consisting of layers 6, 7. The P type layer 3 and the N type layer 6 are connected electrically by an electrode 5 through an insulating film 4, the P type layer 7 and the N type layer 2 are connected electrically by an electrode 8, and the solar cell and the protective diode are connected. Accordingly, the solar cell can be protected from the opposite-direction voltage by simple constitution.
