Abstract

PURPOSE:To eliminate the unbalance for the voltage and the switching loss in case the serial connection is given to the self-arc-extinguishing semiconductor elements by adding a low-cost time delay circuit. CONSTITUTION:Turn-off command (a), which is supplied to turn-off gate circuit 12 of GTO group 25 among GTO groups 25 and 26 comprising two units of gate turn-off thyristor GTO connected in series, is turned to the signal which is delayed by DELTAt through time delay circuit 24 to turn-off command 11 (a'). Accordingly, fall time point t1 can be set orderly (b) and (c) for the anode current of each GTO group by selecting delay time DELTAt to the difference between groups 25 and 26, i.e., Tstg1-Tstg2. As a result, the sharing for anode voltage VA12 and VA22 and for switching loss (d) can be balanced. Furthermore, circuit 24 can be obtained easily and with a low cost using the monostable multivibrator and the like of the integrated circuit since the difference of the storage time is just several musec between the two GTO groups.
