Abstract

PURPOSE:To obtain a memory device which can make the best use of the performance of the memory element by integrating the access frequency in a fixed time to the dynamic semiconductor memory element and then controlling the cycle time based on the value of the integration. CONSTITUTION:The access frequency in a fixed time is integrated to the dynamic semiconductor memory element (RAM). And a high cycle time is given in case the access request is given within the prescribed frequency value and within the interval of the output pulse of counter 5 since the temperature increase of RAM is small. Thus the performance of RAM can be exhibited satisfactorily. While in case the access request features the frequency of more than the prescribed level, a low cycle time is given since the temperature increase of RAM is large. Then the access frequency is limited to reduce the increment of the RAM temperature.
