The temperature distribution is designed to be uniform. For example, the resistance is adjusted so as to maintain isothermal properties by making the resistance wire located in the peripheral portion where the mounting surface temperature tends to be lower than the width of the resistance wire near the center. The adjustment of the heating temperature can also be performed by controlling the distance between adjacent substantially concentric resistance lines.

Since the temperature of the surface changes and the temperature distribution becomes non-uniform, and a time lag for making the distribution uniform occurs inevitably, it is difficult to realize accurate uniformity of the temperature distribution on the conductor wafer mounting surface. Was something.

Although it is possible to control and equalize the flowing current, in such a case, there is a problem that the ceramic heater becomes expensive due to the installation of a plurality of temperature measurement sensors and the installation of a control circuit.

As a result, the resistance of the part of the resistance wire becomes lower than that of the other resistance wires connected in parallel, and the amount of current increases. As a result, the amount of heat generated increases and the temperature of the mounting surface rises.
Since the resistance of the resistance wire at the portion where the temperature has increased has a high resistance, the amount of current decreases, the amount of heat generated decreases, and the temperature of the mounting surface can be reduced. And has a function of automatically correcting temperature fluctuations caused by temperature fluctuations.

It is desirable that all of the heating resistors 3 embedded in the ceramic insulating substrate 2 be formed by a parallel circuit, and the more the number of blocks of the parallel circuit is increased, the finer the temperature can be corrected. Conversely, if the number of blocks is too small, the amount of heat generated may change to a portion where the temperature does not change. Therefore, it is necessary to provide a parallel circuit according to the situation.

For example, since a temperature gradient is likely to be formed in the peripheral portion of the heater due to gas flow and radiation around the ceramic heater, it is desirable to form a parallel circuit by radially and finely dividing the resistor pattern from the central portion.

The temperature change is automatically corrected by the change in the amount of heat generated by the change in the resistance of the resistor in step (1), and the temperature distribution on the wafer mounting surface can be accurately and uniformly maintained.

The temperature change caused by the partial temperature change of the wafer mounting surface under the condition or the temperature change caused by the heat release by the support can be obtained by the resistance change of the resistor itself against the temperature change without using a special temperature sensor.
