ドリフト領域と、前記ドリフト領域の一方の主面に選択
的に形成された第2導電型のベース領域と、前記ベース
領域中に選択的に形成された第1導電型のソース領域
と、前記第1導電型ドリフト領域,前記第2導電型ベー
ス領域及び前記第1伝導型ソース領域上に形成された絶
縁膜を介して形成されたゲート電極を有するMOS型半
導体装置を具備し、 前記ベース領域の側面に前記ドリフト領域より高濃度に
不純物添加された第1導電型の不純物領域を有し、かつ
ゲート電極下側の前記ドリフト領域には前記不純物領域
よりも不純物濃度の低い第1導電型領域が形成されてい
ることを特徴とする半導体装置。
