形成する過程と、前記タングステンシリサイド層の形成
過程に連続して、前記CVD装置を用いて前記モノシラ
ンガスの割合を減少させることにより、前記開口部に充
塞するように前記タングステンシリサイド層上にタング
ステン層を形成する過程とからなることを特徴とする半
導体装置の製造方法1を提供することにより達成され
