The aluminum shunt structure is formed of aluminum wiring having a function of connecting the transfer electrodes of the vertical CCD in order to reduce the propagation delay of the transfer drive voltage pulse of the vertical CCD and a function of shielding the vertical CCD from light. This type of CCD image sensor
For example, it is used in high-definition image pickup devices that require high-speed frame shift.

Since the transfer electrodes of each layer are connected to each other, a two-layer structure is formed. Therefore, the upper surface of the insulating film formed on the signal line is higher than the upper surface of the insulating film formed on the photo sensor.

Therefore, it is not possible to form the light-shielding pattern with the aluminum wiring on the signal line provided between the sensors in the vertical transfer direction. Therefore, the light reflected by the signal line portion enters the vertical CCD and causes a large smear.

As the method, a resist film is exposed using a mask formed with a narrow aluminum wiring interval on the signal line, and then development processing is performed to form an etching mask pattern.

The thickness of the resist film formed during formation is thin on the signal line and thick on the photo sensor. As described above, since the resist film thicknesses are different, the etching mask pattern formed by developing the resist film is affected by the standing wave effect, the bulk effect, and the like that occur during exposure. For example, when exposure is performed so that the size of the opening pattern on the photosensor becomes the design size, the size of the slit pattern on the signal line deviates from the design size. On the contrary, when the slit pattern on the signal line is exposed to the designed size, the size of the opening pattern on the photosensor deviates from the designed size.

Therefore, light leaks from this portion and enters the vertical CCD, causing a large smear. If the slit pattern is not sufficiently formed, the aluminum wiring formed by etching is short-circuited between the sensors in the vertical transfer direction.

Subsequently, in a third step, a photomask for sensor opening is used to expose the etching mask forming film on the photosensor of the solid-state imaging device to form an opening pattern image, and a photomask for slit formation is used. Then, a slit pattern image is formed on the etching mask forming film between the photosensors. Then, in a fourth step, the etching mask forming film is developed to form an etching mask pattern, and in a fifth step, the wiring forming film is etched using the etching mask pattern to shield and drive aluminum wiring. To form.

By exposing the etching mask forming film between the photosensors to form a slit pattern image, each exposure can be performed under optimum conditions. Therefore, the etching mask pattern to be formed has the designed size. Therefore, the dimension between the photosensors of the aluminum wiring formed by etching is narrowed as designed.

The exposure conditions are set so that the size of the opening pattern image 41 formed on the etching mask forming film 22a becomes the design size.
Further, in this exposure, the etching mask forming film 22b (2) on the signal line 14 connecting the transfer electrode 11 in the horizontal direction is formed.

The exposure of the mask forming film 22b is performed using the photomask 42 for forming the slit pattern image 42 so that each exposure can be performed under the optimum conditions. Therefore, the signal line 14 formed between the photosensors 13a and 13b causes the etching mask forming film 22a on the photosensor 13 and the photosensors 13a and 1b.
Even if the height between the 3b and the etching mask forming film 22b is different, it is possible to obtain a pattern image as designed. Therefore, the etching mask pattern 23 formed by the developing process after the exposure has the designed size.

When the etching mask forming film on the photosensor and the etching mask forming film between the photosensors in the vertical transfer direction are exposed, the photomask is replaced and the exposure is performed. Therefore, the etching mask pattern is designed by the development process after the exposure. Can be formed as streets. Therefore, the interval of the Al wiring between the photosensors can be narrowed by the etching, so that it is possible to significantly reduce the smear which has been conventionally generated in this portion. Therefore, the quality of the solid-state imaging device can be improved.
