いられる。p層及びn層は非晶質シリコーンカーバイド
を用いることもでき、この場合は窓効果や電荷注入阻止

で、無公害で工程数も少なく低暗電流の光センサを有す

ニングする。次に酸素雰囲気中で1150℃以上に加熱
することによりゲート酸化膜109を形成する。次にT
FTのゲート電極110とフォトダイオードの下部電極
102となる多結晶シリコン薄膜を形成する。形成法は
先に述べた方法と同様である。該多結晶シリコン薄膜を
n型にするために、pを1019cm-3以上の高濃度にド
ープする。pのドーピングは熱拡散法により行った。よ
り正確にpの濃度を制御するにはイオン打ち込み法で行
うのが良い。次に、該多結晶シリコン薄膜をフォトリソ
グラフィ技術によりパターニングする。その後、ソー
ス、ドレイン部106,108をセルファラインで形成
するために、P及びBをイオン打ち込みする。nチャン
ネルのTFTにはPを、又PチャンネルのTFTにはB
を打ち込む。ドーズ量はどちらも1〜10×1015cm
-2とした。その後、PとBを活性化するためのアニール
を300℃以上で行う。次に層間絶縁膜111であるS
iO2 膜を熱CVD法により形成する。該層間絶縁膜1
11をフォトリソグラフィ技術によりパターニングし、
フォトダイオードの部分を開口させる。次にフォトダイ
オードとなる非晶質シリコン薄膜を、通常のRFグロー
放電を用いたプラズマCVD法により形成する。フォト
ダイオードはp−i−n構造をとるため、n型非晶質シ
リコンカーバイド、真性非晶質シリコン、p型非晶質シ
リコンカーバイドの順で積層する。本実施例において
は、原料ガスにSiH4 、CH4 、H2 、PH3 、B2
H6 を用い、基板温度150℃以上300℃以下、RF
パワー密度0.01w/cm2 以上0.1w/cm2 で
行った。非晶質シリコン形成後直ちにITO薄膜をスパ
ッタ法により形成する。その後フォトリソグラフィ技術
によりITO、非晶質シリコンの順にパターニングす
る。次に、層間絶縁膜111をフォトリソグラフィによ
りパターニングしコンタクトホールを形成する。その後
Al配線を、スパッタ法による成膜後フォトリソグラフ
ィでパターニングすることにより形成する。Al配線に
