Also, a large area cannot be drawn. On the other hand, the laser beam drawing apparatus is inexpensive and does not require a vacuum, but the conventional apparatus has the following drawbacks because the plane wave of the laser beam is focused and drawn by the lens.

It takes a long time to draw. -It is possible to increase the area of the irradiation area by exchanging lenses with different numerical apertures or combining lenses, but it is difficult to avoid non-uniformity in the intensity distribution due to the Gaussian shape. -Recently, for the purpose of miniaturization, there is a tendency to use ultraviolet light of short wavelength as a light source, but since ordinary glass is difficult to pass ultraviolet light, it is necessary to use special glass such as quartz glass. However, quartz glass has the drawback that it is difficult to process in terms of strength and is expensive. -Moreover, in order to make a lens with high accuracy, it is necessary to combine a plurality of lenses, which is more expensive.

Further, by exchanging the hologram, the irradiation area can be easily exchanged, an irradiation area having a uniform intensity can be formed, and if quartz glass or the like is used as a base material, a drawing apparatus that can be used with respect to ultraviolet rays can be configured. The hologram can be easily duplicated by making it a relief type, for example, and the drawing device can be constructed at low cost.

The hologram has a condensing image forming property as is well known. Therefore, in the present invention, instead of the conventional lens, a hologram in which the irradiation area pattern and the intensity distribution are recorded so as to be focused on the target irradiation area is used. As such a hologram, in general, a hologram recorded by light interference may be used, or a hologram generated by calculation as a computer generated hologram (CGH) may be used.

The beam from the laser 1 passes through the mirror M1 and is split into two by the half mirror 2, and one light beam is expanded by the lenses 3 and 4, and the diffuser plate 5 and the mask 6 are used.
And reaches the recording material 8 for hologram as object light 7. The other light flux passes through the mirror M2 and the lenses 9, 1
It is magnified at 0 and reaches the photosensitive material 8 as reference light 11. The two beams 7 and 11 interfere with each other on the photosensitive material 8 and the interference fringes are recorded. Here, the opening of the mask 6 has a shape corresponding to the pattern of the irradiation region of the drawing device, and has, for example, a terminal shape. Further, when it is desired to adjust the intensity distribution in the irradiation pattern, a transmittance distribution filter is inserted before or after the mask 6.

As shown in FIG. 5, when the hologram 8 is illuminated by the illumination light 12 traveling in the opposite direction to the reference light 11 used at the time of recording, the irradiation area 14 corresponding to the opening shape of the mask 6 is imaged by the reproduction light 13. . Therefore, the photosensitive material 15 for drawing is arranged on this image forming plane, and the photosensitive material 15 is arranged within the plane.
A desired drawing can be performed by configuring so as to relatively scan. For example, a straight line can be drawn by using a rectangular opening for the mask 6 and performing continuous movement along the side of the rectangle as the above scanning. Further, by using the terminal pattern to perform step movement as scanning and reproducing the terminal pattern from the hologram 8 at the moment when the movement is stopped, the terminal pattern can be drawn at a desired position in a short time. Then, a plurality of holograms 8 having different irradiation patterns are prepared,
By attaching the holograms 8 exchangeably and replacing them, the irradiation pattern can be freely converted. Note that it is desirable to fix the focal length (imaging distance) of the hologram 8 to a fixed distance because the pattern is imaged on the same plane.

The transparent hologram lens 8 was manufactured by processing by a known method. The mask 6 has a square opening with a side of 10 μm. Using the hologram 8 and the apparatus shown in FIG. 2 with a photoresist having a thickness of 0.7 μm as the photosensitive material 15, the exposure is repeated at each stop while moving in a step-like manner. The child pattern was recorded. Compared to the same type of drawing device that uses a conventional normal lens, it is possible to draw accurately at extremely high speed.
