【発明の詳細な説明】
〔産業上の利用分野〕
本発明は反射型のＸ線露光用マスク構造に関する。
上記課題を解決するために、本発明は反射型Ｘ線露光用
マスクに関し、ガラス基板上に図形状に獣結晶膜を形成
する手段を取る。

従来、 Ｘ！Ｉ！光用マスクにはメンプラン・マスクが
用いられるあが通例であった。すなわち、ポリイミド膜
やＳ ｉ Ｏ，膜等の薄い膜上にＸ線阻止能を有する金
やタングステンの膜を図形状に形成し、透過型で用いる
のが通例であった。

以下、実施例により本発明を詳述する。
第１図は、本発明の一実施例を示すＸ線マスクの断面図
である。すなわち、石英、水晶、サファイア、あるいは
低膨張率ガラス等から成る比較的厚いガラス基板１０表

は、Ｓ１墜結晶膜。

本発明は、図形状勢結晶膜２のＸ線反射を利用して露光
するいわゆる反射型のＸ線露光用マスクであり、ガラス

ングも容易となると共に、図形状勢結晶膜２の材料設計
により、反射率も高く取ることができる。
