本発明は半導体装置等の製造工程において写真蝕刻法に
よりフォトレジストパターン形成を行う際、ステッパー
等の露光装置でそのパターンの原版として用いるフォト

従来の技術

発明が解決しようとする課題

記パターンを設けることによって、第1項に記載したも
のと同様な作用を得ることができる。またこのような付
加的なパターンは、所望の遮光体パターンを形成する工
程において同時に形成できるため、工程が従来方法と同

て436nmの波長の光で形成する場合、露光量は47

A、0.54の投影レンズを通して436nmの光で形
成するためには、520mJ/alの露光量が必要であ
る。一方1.0μmスペースを形成するためには260
m J / atとなる。したがって基板上1.0μ
mのスペースを形成するためのフォトマスク上の5.0
μm幅のスペース7の部分の透過率を50%とすれば、
1.0μmのスペースパターンと0.5μmのスペース

パーの解像度限界を越えるフォトマスク上1.0μmの
ラインアンドスペースパターン8を第3図のごとく形成
した。ラインアンドスペースパターンの光体は第1図の
クロムと同じものであるため、従来方法に比べて本発明
のフォトマスクの製作工程が複雑とはならない。またラ
インアンドスペースのデユーティーを変化させることに
より、前述の二側の中間的なスペースパターンに対して
