体基板中に、少なくとも前記絶縁膜と前記ドレイン拡散
層には接するように、前記ドレイン拡散層と同導電型の
オフセット低濃度層を設けてなる半導体装置において、
該オフセット低濃度層の幅をドレイン拡散層近傍からソ
ース拡散層近傍にいたる間で変化させて、該オフセット
低濃度層に生じる電界の集中を緩和することを特徴とす
