【実施例】以下、本発明による銅膜のエッチング方法の

【0018】図1は本実施例を実施するにあたり用いた
平行平板型リアクティブ・イオンエッチング装置の概略
構成図である。この図に示すように、真空容器1内には
試料2を載置する電極3及びその対向電極4が配置され
ている。電極3の内部にはヒータ5が埋め込まれており
、試料2を300℃程度まで加熱することができる。
6はヒータ5の電源、7は高周波電源である。ガスはガ
ス導入口8より導入され、ガス排気口9より排気される
。次に、被エッチング試料の作製工程について述べる。
図2乃至図4はその工程を示す断面図である。まず、S
i基板21を熱酸化することにより厚さ800nmのS
iO2 膜22を形成し、この上にスパッタリング法に
より厚さ300nmの銅膜23を形成した。さらに、銅
膜23上にプラズマCVD法により厚さ300nmのS
iN膜24を形成した後、レジストパターン25を形成
した(図2)。次に、図3に示すようにSiN膜24を
RIE法によりエッチングした後、水素プラズマを使用
してレジストパターン25を剥離した(図4)。
水素プラズマによりレジストパターン25を剥離したの
は、下層の銅膜23の露出表面が酸化されないようにす
るためである。これを試料2として図1に示したエッチ
ング装置に設置して、SiN膜24をマスクとして以下
の実施例に述べるように銅膜23のエッチングを行った
。

に堆積物を生じないようなガスであればよい。さらにま
た、窒素原子を含有するガスとして、他にも窒素、三弗
化窒素等のガスを用いることができ、銅膜の側壁に金属
窒化物を形成することにより、上記した効果が得られた
。なお、この場合金属窒化物を形成することが重要であ
り、シリコン等の半導体の窒化物ではエッチング後のパ
