上記報告におけるTiSi、/Si界面の酸素は、チタ
ンを堆積する前に、シリコン基板表面に物理的なエツチ
ングを加えることによって導入されたものであるが、こ
の導入方法では、酸素導入量を直接パラメータとして扱
うことが困難であり、精確な制御ができない問題がある
。酸素の導入量が過剰になると、 Ti5iz/Si界
