Abstract
Description
本発明は窒化ガリウム系化合物半導体発光素子に関する

従来、青色の発光ダイオードとしてGaN系の化合物半
導体を用いたものが知られている。そのGaN系の化合
物半導体は直接遷移であることから発光効率が高いこと
、光の3原色の1つである青色を発光色とすること等か
ら注目されている。
このようなGaN系の化合物半導体を用いた発光ダイオ
ードは、サファイア基板上に直接又は窒化アルミニウム
から成るバッファ層を介在させて、n導電型のGaN系
の化合物半導体から成るn層を成長させ、そのn層の上
に半絶縁性のGaN系の化合物半導体から成るi層を成
長させた構造をとって;いる(特開昭62−11919

【発明・が解決しようとするII!11しかし、上記構
造の発光ダイオードにおけるj層のドーピング元素には
、亜鉛が用いられている。
このため、発光のスペクトラムは480nmから500
0mにピークを有するものである。したがって、人間が
感じる色は緑がかった青色に固定されていた。
そこで、本発明の目的は、GaN系の化合物半導体の発
光ダイオードの発光色を変えることである。
【課題を解決するための手段】
本発明は、n型の窒化ガリウム系化合物半導体(Aix
Ga +−J ;X=0を含む)からなるn層と、半絶
縁型の窒化ガリウム系化合物半導体(AIXGa、−、
N;X=0を含む)からなるi層とを有する窒化ガリウ
ム系化合物半導体発光素子において、
前記i層のドーピング元素は、亜鉛(Zn)とマグネシ
ウム(Mg)であることを特徴とする。
r発明の作用及び効果】
本発明は、i層のドーピング元素の亜鉛(Zn)とマグ
ネシウム(Mg)との割合を変化させることで、藍色か
ら緑青色の範囲で発光色を可変できた。特2に、亜鉛と
マグネシウムの混合比を1=1とすることで人間の感じ

以下、本発明を具体的な実施例に基づいて説明する。
まず、本実施例に係る発光ダイオードの製造装置につい
て説明する。
第2図は本発明の窒化ガリウム発光ダイオードを製造す
る気相成長装置の断面図である。
石英管10はその左端でOIJソング5でシールされて
フランジ14に当接し、緩衝材38と固定具39を用い
、ボルト46.47とナツト48゜49等により数箇所
にてフランジ14に固定されている。又、石英管10の
右端はOリング40でシールされてフランジ27に螺子
締固定員41゜42により固定されている。
石英管10で囲われた内室11には、反応ガスを導くラ
イナー管12が配設されている。そのライナー管12の
一端13はフランジ14に固設された保持プレート17
で保持され、その他端16の底部18は保持脚19で石
英管10に保持されている。
ライナー管12の平面形状は第7図に示すように、下流
程拡がっており、石英管10の長軸(X軸)に垂直なラ
イナー管12の断面は、第3図〜第6図に示すように、
X軸方向での位置によって異なる。即ち、反応ガスはX
軸方向に流れるが、ガス流の上流側では第2図に示すよ
うに円形であり、下流側(X軸圧方向)に進むに従って
、Y軸方向を長軸とし、長軸方向に拡大され、短軸方向
に縮小された楕円形状となり、サセプタ20を載置する
やや上流側のA位置では第5図に示すように上下方向(
Z軸)方向に薄くY軸方向に長い偏平楕円形状となって
いる。A位置における第5図に示すTV−IV矢矢視内
向断面図おける開口部のY軸方向の長さは7cm+であ
り、X軸方向の長さは1゜2C11である。
ライナー管12の下流側には、サセプタ20を載置する
X軸に垂直な断面形状が長方形の試料載置室21が一体
的に連設されている。その試料載置室21の底部22に
サセプタ20が載置される。
そのサセプタ20はX軸に垂直な断面は長方形であるが
、その上面23はX軸に対して緩やかにZ軸止方向に傾
斜している。そのサセプタ20の上面23に試料、即ち
、長方形のサファイア基板51が載置されるが、そのサ
ファイア基板51とそれに面するライナー管12の上部
管壁24との間隙は、上流部で12mm、下流部4mm
である。
サセプタ20には操作棒26が接続されており、フラン
ジ27を取り外してその操作棒26により、サファイア
基板51を載置したサセプタ20を試料載置室21へ設
置したり、結晶成長の終わった時に、試料載置室21か
らサセプタ20を取り出せるようになっている。
又、ライナー管12の上流側には、第1ガス管28と第
2ガス管29とが開口している。第1ガス管28は第2
ガス管2・9の内部にあり、それらの両管28.29は
同軸状に2重管構造をしている。第1ガス管28の第2
ガス管29から突出した部分の周辺部には多数の穴30
が開けられており、又第2ガス管29にも多数の穴30
が開けられている。そして、第1ガス管28により導入
された反応ガスはライナー管12内へ吹出し、その場所
で、第2ガス管29により導入されたガスと初めて混合
される。
その第1ガス管28は第17二ホールド31に接続され
、第2ガス管29は第2マニホールド32に接続されて
いる。そして、第1マニホールド31にはキャリアガス
の供給系統Iとトリメチルガリウム(以下rTMG」と
記す)の供給系統Jとトリメチルアルミニウム(以下r
TMA」と記す)の供給系統にとジエチル亜鉛(以下r
DEZ」と記す)の供給系統りとシクロペタンジェニル
マグネシウムMg(cstts)s (以下、rcP2
MgJと記す)の供給系統Nが接続されている。一方、
第2マニホールド32にはNH,の供給系統Hとキャリ
アガスの供給系統Iとシラン(SiH,)の供給系統M
とが接続されている。
又、石英管10の外周部には冷却水を透通させる冷却管
33が形成され、その外周部には高周波電界を印加する
ための高周波コイル34が配設されている。
又、ライナー管12はフランジ14を介して外部管35
と接続されており、その外部管35からはキャリアガス
が導入されるようになっている。
又、試料載置室21には、側方から導入管36がフラン
ジ14を通過して外部から伸びており、その導入管36
内に試料の温度を測定する熱電対43とその導線44.
45が配設されており、試料温度を外部から測定できる
ように構成されている。
このような装置構成により、第1ガス管28で導カした
TMG、TMA、及び(DEZ及びCP、Mg)との混
合ガスと、9J2ガス管29で導かれたNH,とH3と
シランとの混合ガスがそれらの管の出口付近で混合され
、その混合反応ガスはライナー管12により試料載置室
21へ導かれ、サファイア基板51とライナー管12の
上部管壁24との間で形成された間隙を通過する。この
時、サファイア基板51上の反応ガスの流れが均一とな
り、場所依存性の少ない良質な結晶が成長する。
n型のAl、lGa1−XN薄膜を形成する場合には、
DEZとCPxMgとシランの供給を停止して第1ガス
管28と第2ガス管29とから混合ガスを流出させれば
良い。又、n1型のA 1 xG a 1−XN薄膜を
形成する場合には、DEZとCPxMgの供給を停止し
た状態でシランと他のガスを第1ガス管28と第2ガス
管29とから流出させれば良い。
又、i型のAlXGa1−1lN薄膜を形成する場合に
は、DEZとCPzMgとを供給して第1ガス管28と
第2ガス管29とからそれぞれの混合ガスを流出させれ
ば良い。i型のA J wG a H−1N薄膜を形成
する場合には、DEZとCPxMgはサファイア基板5
1に吹き付けられ熱分解し、ドーパント元素 。
は成長するA II XG a +−xNにドーピング
されて、i型のA 1.0 a 、−XNが得られる。
次に本装置を用いて、第1図に示す構成の発光ダイオー
ド50を製造する方法について説明する。
まず、有機洗浄及び熱処理により洗浄したa面を主面と
する単結晶のサファイア基板51をサセプタ20に装着
する。次に、H3を212/分で、第1ガス管28及び
第2ガス管29及び外部管35を介してライナー管12
に流しながら、温度1100℃でサファイア基板51を
気相エツチングした。
次に温度を400℃まで低下させて、第1ガス管28か
らH2を101!/分、15℃のTMA中をバブリング
したH2を50cc/分、第2ガス管29からH2をI
OA分、NH,を101/分で1分間供給した。この成
長工程で、AfNのバッファ層52が約500人の厚さ
に形成された。
次に、2分経過した時にTMAの供給を停止して、サフ
ァイア基板51の温度を1150℃に保持し、第1ガス
管28からH2を101/分、−15℃のTMG中をH
2でバブリングして1.7 Xl0−’モル/分供給し
、第2ガス管29からH3を101/分、H3でlpp
mに希釈したシランを300d/分の割合で20分間供
給し、N Hsを101/分で30分間供給して、膜厚
的2.2μm1キヤリア濃度1.5X10”/dのGa
Nから成る高キヤリア濃度14層53を形成した。
続いて、サファイア基板51の温度を1150℃に保持
し、同様に、第1ガス管28、′lIC2ガス管29か
ら、H2を201/分、H3で一15℃のTMGをバブ
リングして1.7X 10−’モル/分、NH,を10
1/分、の割合で20分間供給し、膜厚的1.5μm1
キヤリア濃度IX 10”/ ciのGaNから成る低
キヤリア濃度n層54を形成した。
次に、サファイア基板51を900℃にして、同様に、
第1ガス管28、第2ガス管29から、それぞれ、H3
を201/分、−15℃のTMGをバブリングしたH3
を80d/分、17℃のDEZをバブリングしたH2を
500cc/分、50℃のcPzMgをバブリングした
H2を100cc/分、NH,を101/分の割合で1
分間供給して、膜厚0.04μmのGaNから成る1層
55を形成した。この時、1層55における亜鉛の密度
は1xlO”/ co!で、マグネシウムの密度はIX
10”/ co!であった。亜鉛とマグネシウムの混
在割合は1対1である。
このようにして、第8図に示すような多層構造が得られ
た。
次に、第9図に示すように、1層55の上に、スパッタ
リングにより5ins層61を2000人の厚さに形成
した。次に、そのSiO□層61上にフォトレジスト6
2を塗布して、フォトリソグラフにより、そのフォトレ
ジスト62を高キャリア濃度n′″層53に対する電極
形成部位のフォトレジストを除去したパターンに形成し
た。
次に、第10図に示すように、フォトレジスト62によ
って覆われていない5102層61をフッ酸系エツチン
グ液で除去した。
次に、第11図に示すように、フォトレジスト62及び
5102層61によって覆われていない部位の1層55
とその下の低キヤリア濃度n層54と高キヤリア濃度n
+層53の上面一部を、真空度0、04Torr、高周
波電力0.44W/cd、流速10cc/分のCI!!
2P2ガスでエツチングした後、Arでドライエツチン
グした。
次に、第12図に示すように、1層55上に残っている
5iO−層61をフッ酸で除去した。
次に、第13図に示すように、試料の上全面に、A’b
層63を蒸着により形成した。そして、そのAA層63
の上にフォトレジスト64を塗布して、フォトリソグラ
フにより、そのフォトレジスト64が高キヤリア濃度n
4層53及び1層55に対する電極部が残るように、所
定形状にパターン形成した。
次に、第13図に示すようにそのフォトレジスト64を
マスクとして下層のA1層63の露出部を硝酸系エツチ
ング液でエツチングし、フォトレジスト64をアセトン
で除去し、高キヤリア濃度n4層53の電極8.1層5
5の電極7を形成した。
このようにして、第1図に示すMIS (Metal−
1nsulater−Sea+1conductor)
構造の窒化ガリウム系発光素を製造することができる。
このようにして製造された発光ダイオード10の発光強
度を測定したところ、30mcdであった。
又、発光のスペクトラムはドミナント波長(人間の目で
感じる波長)で465nmでピークを示すものとなった
。この発光色は人間の目に感じる色では、純粋な青色で
あった。
又、比較のため、1層55の不純物を、密度2xlO”
/ crlの亜鉛だけとして発光ダイオードを形成した
。その発光のスペクトラムはドミナント波長で500n
l+をピークとするものであった。この発光色は緑に近
い青であった。
又、比較のため、1層55の不純物を、密度2×102
r′/cIIrのマグネシウムだけとして発光ダイオー
ドを形成した。その発光のスペクトラムはドミナント波
長で430nmをピークとするものであった。
この発光は藍色であった。
これらの結果から、1層55における亜鉛とマグネシウ
ムとの混合割合に対する発光スペクトラムのピークはド
ミナント波長で、第14図に示すように変化するものと
思われる。
従って、1層55における亜鉛とマグネシウムとの混合
割合を変化させれば、発光のドミナントピーク波長を4
30nmから一500nmの範囲で変化させることがで
きる。
即ち、発光ダイオードの発光色は、人間の目で感じる色
で、亜鉛の混合割合を高めることにより、藍色、青色、
青緑色と変化する。
尚、マグネシウムのドーピングにはメチルシクロペンタ
ジェニルマグネシウムMg(CsHs)CHs ヲ用い
