〈産業上の利用分野〉
本発明は半導体集積回路等製造工程において、マイクロ
波を用いてガスプラズマを発生させ、被加工物であるク
エへの表面にてレジスト剥離等のプラズマ処理を行うプ

マイクロ波発振器に接続された矩形導波管から順次真空
容器に向けて拡大した状態でテーパ状に形成し、又ウェ
ハステージはその上部を吸熱部材にて形成する。更に回
転アームを、第一アームと第二アームとにより二又状に

なわち均一な速度分布を呈する。一方つエへステージは
上部な熱容量の大きい吸熱部材にて形成した為、ウェハ
のL昇温度は、この吸熱部材にて吸収される結果、ウニ
八自体の温度上昇が十分抑制される。更に回転アームで
は第一アームによって先のウェハを搬送し、これを処理
している間に第二アームよって次のウェハを処理直前ま
で搬送できる。これによりアイドルタイムを大幅に減少

波管14まで導入する。テーパ導波管14では、テーパ
部14aにて導入されたマイクロ波が真空容器15の外
部を均一に分布し、クエへに対しては均一なアッシング
処理が行なわれる。一方シャッタSを開口してカセット
ステーション17a、17b内にウェハが配置され、こ
のウェハがウェハ搬送ロボット18を介して回転アーム
19によりウェハステージ16上に搬送される。ウェハ
搬送ロボット18からのウェハは第一アーム19bと第

ウェハW上のレジストを沃化、除去する
〈発明の効果〉
以上説明した様に本発明の装置によれば、真空容器内で
はアッシング速度が真空容器の平面形状に応じた円形で
且つ均一な分布となる。又アッシング処理におけるウェ
ハの温度上昇は、ウェハステージの上部を形成する吸熱
部材にて吸納される為、ウェハ自体の温度上昇を大幅に

空容器内に導入したアッシングガスにプラズマを発生さ
せるとともに、 カセットステーションからウェハ搬送ロボット及び回転
アームを介してウェハステージにウェハを載置し、該ウ
ェハステージの上昇により該ウェハを前記真空容器内に
搬送して前記プラズマによりレジスト除去を行うもので
あって、 前記真空容器を内設した導波管は、前記矩形導波管から
該真空容器に向けて拡大した状態でテーパ状に形成され
、又前記ウェハステージは、その上部を吸熱部材にて形
成されるとともに前記回転アームは第一アームと第二ア
ームとにより二又状に形成されていることを特徴とする
