4.4’−テトラヒドロキシベンゾフェノンの1,2−
ナフトキノンジアジド−5−スルホン酸エステル39.

15gに溶解し、0、 2μmのミクロフィルターを用
いて濾過し、フォトレジスト組成物を調製した。このフ
ォトレジスト組成物をスピナーを用いてシリコンウェハ
ーに塗布し、窒素雰囲気下の対流オーブンで90℃、3

一般式( I )もしくは(II)で表される化合物を少な
くとも1種含有することを特徴とするポジ型フォトレジ
