Claims (1)
- 【実用新案登録請求の範囲】 回転デイスクをその半径方向に並進往復運動さ
せながら、この回転デイスク表面に固定したウエ
ハにイオンビームを照射するイオン注入装置にお
いて、 前記ウエハに入射するイオンビームのビーム幅
を検出するビーム幅検出手段と、 このビーム幅検出手段出力に応答して、前記回
転デイスクの並進往復運動幅を変化させ、前記ビ
ーム幅に対応する最小の並進往復運動幅を設定す
る制御手段とを備えたことを特徴とするイオン注
入装置。
