フィを用いてパターンを形成するパターン形成方法にお
いて、上記の重金属膜と下層レジスト膜の間に、上記の
重金属膜および下層レジスト膜のそれぞれの平均原子量
の中間の平均原子量を有する材料からなる保護膜を形成
