できる。[Detailed Description of the Invention] [Summary] Regarding a method for manufacturing a superconducting film, the purpose is to prevent a lack of high temperature superconductivity caused by laser beam irradiation for improving crystallinity, and When improving the crystallinity of a thin film of a high-temperature superconductor by irradiating the thin film with a laser beam, at the same time as the laser beam irradiation, at least oxygen is contained in the laser beam irradiation position and its vicinity. Spraying high-temperature gas [Industrial field of application] The present invention relates to a method for manufacturing a superconducting film. More specifically, the present invention involves forming a thin film of an yttrium-based oxide high-temperature superconductor, and then heating the thin film to a high temperature by irradiation with a laser beam, that is, annealing (or annealing) the crystal grains. It relates to a method of expanding or melting and recrystallizing a superconducting film, thereby producing a superconducting film with improved crystallinity. The superconducting film of the present invention can be advantageously used as an element constituting an integrated circuit with low electron consumption, for example, as a wiring or an element region.

Such materials have no electrical resistance near room temperature or at least above the liquid nitrogen temperature (approximately 77″K), so they play an extremely important role in preventing power loss, and therefore contribute to low power consumption. To provide integrated circuit components, various techniques have traditionally been used to prepare thin films of oxide high-temperature superconductors, such as sputtering and chemical vapor deposition. (CVD method), paste sintering method, etc. are used.

Enlargement of crystal grains, or melting and recrystallization, is being actively carried out. In fact, these annealing methods and melt recrystallization methods have been replaced by CVD.
When applied to thin films, the crystallinity of the thin film can be improved compared to conventional methods.

That is, although this is particularly noticeable for yttrium-based oxide high-temperature superconductors, and although the exact mechanism is not known, the temperature when annealing or melting crystallization of oxide high-temperature superconductor thin films is approximately 1200℃. In order to reach a high temperature of .degree. C. or higher, oxygen (02), which is an important constituent element of the superconductor, is extracted from the part of the thin film that is irradiated with the laser beam. Therefore, a problem arises in that thin films that should normally exhibit high-temperature superconductivity do not exhibit high-temperature superconductivity due to the lack of oxygen.

Furthermore, when the resulting superconducting film is used in a pattern, for example as wiring, patterning can be performed using various techniques. Typical patterning methods include wet etching using, for example, a hydrofluoric acid solution, dry etching using, for example, CCZ, making the non-patterned area an insulator by exposing it to water vapor, and others.

The amount of oxygen in the mixture is not particularly limited as long as it is sufficient to replenish the extracted oxygen (new oxygen is incorporated into the thin film). The temperature of the gas to be blown is generally preferably about 400 to 600°C. This is because, in particular, yttrium-based oxide high-temperature superconductors are
This is because the property of taking oxygen into the interior is remarkable at a temperature of 600°C. Blowing of low temperature gases reduces the annealing or melting effect of the thin film and must be avoided. Further, the gas can be advantageously sprayed using means such as a spray nozzle.

An IJium-based oxide high temperature superconductor thin film is deposited. The wafer 3 is placed on an auxiliary heating stage 4 that reciprocates at high speed in the X direction and moves in one direction by small distances in the Y direction. A laser beam 1 from a laser oscillator (not shown) is focused by a convex lens 2 and then incident on the surface of the oxide high temperature superconductor thin film of the wafer 3 as shown. That is, in the present invention, a laser beam 1 collected by a convex lens 2 irradiates an oxide high-temperature superconductor thin film (not shown) that is reciprocating at high speed, and an auxiliary heating stage 4 moves. As the oxide high temperature superconductor thin film is linearly annealed or melt recrystallized. Note that the temperature of the auxiliary heating stage 4 is approximately 500°C. On the other hand, the tip of a thin oxygen gas introduction tube 5 is located very close to the part where the beam 1 enters the wafer 3, and the high-temperature oxygen gas that has passed through the tube reaches the irradiation position of the beam 1. It's being sprayed. The oxide high-temperature superconductor has the property of taking in oxygen in the high-temperature range of 400 to 600°C, so it can absorb oxygen from the introduction pipe 5. Therefore, the recrystallized oxide high-temperature superconductor becomes able to replenish the oxygen lost in the high-temperature state during melting, and exhibits superconducting properties.

O wafer is used. This wafer is placed on a stainless steel stage 4 for auxiliary heating, which has a built-in chuck and heater for fixing the wafer and can heat the wafer to 500°C. 150m
It is fixed on an X-Y movable stage that can reciprocate at m/sec and move forward in small steps in the Y direction at 10 μ pitches. A laser beam 1 from an argon laser oscillator (output approximately 10 W) 7 is made incident on the surface of a high temperature oxide superconductor thin film (not shown) on the wafer 3 . The laser beam 1 is vertically projected downward by a reflecting mirror 8 and then condensed by a convex lens 2. On the other hand, from the tip of the stainless steel oxygen gas introduction tube 5, oxygen gas heated to a desired temperature (400 to 600°C) by the heater 1 is blown onto the area irradiated by the laser. When annealing or melt-recrystallizing oxide high temperature superconductor thin films in this manner, it is surprisingly possible to obtain superconducting films with excellent high temperature superconducting properties and improved crystallinity.

るところがはなはだ大きいことを意味する。As explained above, according to the present invention, even if oxygen is once extracted from the thin film of an oxide high-temperature superconductor when the thin film is annealed or melted and crystallized by irradiation with a laser beam, at the stage of cooling and solidifying. Lost oxygen can be reintroduced (particularly at temperatures of 400 to 600° C.), and therefore the high-temperature superconducting properties of the produced crystal can be maintained. This means that it greatly contributes to improving the crystallinity of the materials described above and improving the performance of semiconductor devices using such materials.
