The excimer laser light eroded into the unexposed area, and the resulting 0.4 μm pattern 17A had large film burrs (40 to 60%) and was defective in shape, almost triangular. When such defective patterns are used in the manufacture of semiconductor devices, they are a problem that should lead to a decrease in the yield of devices.

If (193 nm) is used, it is possible to form a fine pattern of 7 mm, but there is currently no positive type resist with good etching resistance suitable for ArF exposure. That is, since the resist has a large absorption in the deep ultraviolet light region, it is difficult for light to penetrate into the resist, and the resulting pattern is triangular in shape, which becomes a hindrance to subsequent processes.

なる方法である。One is to form a positive resist that is sensitive to ultraviolet light on a substrate, preferably through a water-soluble film, and form a film of a material whose transmittance in the ultraviolet region decreases when irradiated with deep ultraviolet light. The film is selectively exposed to ultraviolet light, the resist is exposed to ultraviolet light using the exposed portion of the film as a mask, and the transmittance in the ultraviolet region is reduced by the deep ultraviolet light irradiation. This is a method of removing a material film, developing the positive resist, and removing the exposed portion of the resist. The second step is to form a resist that is sensitive to ultraviolet rays on the substrate, to form a photoresist film that exhibits a fading effect to ultraviolet rays on the resist film, and to form a desired pattern using deep ultraviolet light. a step of exposing to light to discolor a part of the film; a step of irradiating the entire surface with ultraviolet rays and selectively exposing the resist to the ultraviolet rays through the faded portion of the film; and removing the exposed portions of the resist by development. This method includes the step of forming a resist pattern.

A layer containing a spiropyran compound is formed, the layer is selectively exposed to deep ultraviolet light, the entire surface of the resist is irradiated with ultraviolet light through the exposed portion of the layer, and the resist is developed. It is a method of forming a resist pattern by removing the exposed portion of selectively exposing the resist to light through selectively exposed parts of the film containing the derivative by irradiating the entire surface with deep ultraviolet light; A method is provided in which a film containing an acridine derivative is removed and at the same time the resist is developed to remove exposed portions of the resist.

When the entire surface is irradiated with ultraviolet rays, this film acts as a contact mask for the underlying ultraviolet resist, and by development, a well-shaped fine pattern is obtained on the underlying ultraviolet resist. Since the sensitivity of the ultraviolet resist 1400 to KrF excimer laser light is 1 0/d or more, the lower ultraviolet resist is not exposed to deep ultraviolet light, which does not lead to defective pattern formation.

Only the unexposed portions of the layer containing the spiropyran compound serve as a mask for ultraviolet light. Therefore, by subsequent irradiation of the entire surface with ultraviolet light, only the resist immediately below the deep ultraviolet-exposed area is exposed and dissolved by development, resulting in a positive resist pattern in which the negative area of the initial selective exposure to deep ultraviolet rays remains as a pattern. Since the resist sensitive to ultraviolet light according to the present invention is an ultraviolet resist, its sensitivity is sufficiently low to the light that passes through the upper layer containing a spiropyran compound by deep ultraviolet exposure, so pattern defects caused by this are sufficiently low. There are none.

The acridine derivative film according to the present invention is obtained by mixing about 10% by weight of an acridine derivative with a novolak resin or styrene resin, dissolving the mixture in a solvent such as diethylene glycol dimethyl ether, and spin-coding the mixture. The amount of the acridine derivative determines the absorption rate after ArF exposure, but from the standpoint of masking properties during subsequent far-UV exposure, it was found that 10% by weight of the above-mentioned resin is sufficient. Since the light reaches the bottom of the lower resist in this way, according to the method of the present invention, a well-shaped pattern could be obtained using ArF excimer laser light.

するものである。Effects of the Invention The present invention forms a material whose transmittance in the ultraviolet region decreases by irradiation with deep ultraviolet light on a positive resist that is sensitive to ultraviolet light, selectively exposes the material to deep ultraviolet light, and then This is a pattern forming method that involves exposing the entire surface to light, then removing the film of the material and developing the resist. This material may also be one whose transmittance in the ultraviolet region increases when irradiated with far ultraviolet light. In either case, this material film plays the role of a contact mask during full-surface exposure to ultraviolet light, allowing formation of a well-shaped resist pattern and greatly contributing to the production of ultra-high density semiconductor devices.
