図9に示すように、基板100の表面100aに供給されたエッチング液101の加熱あるいは保温を行う場合には、プレート51と載置部11aとを近接させて、プレート51と基板100の表面100aとの間に狭い隙間が設けられるようにする。プレート51と基板100の表面100aとの間の隙間が、エッチング液101が流れる空間となる。
例えば、エッチング液101がリン酸水溶液の場合、プレート51と基板100の表面100a上との間の隙間に高温のリン酸水溶液が供給される。この時、基板100の周縁部は、供給されたリン酸水溶液中のH2Oが蒸発することにより温度が低下する。上述したように、基板100の外側に制御体31を配置して、プレート51と制御体31と、により形成された隙間を設けるようにすれば、プレート51と制御体31の端部からリン酸水溶液中のH2Oが蒸発することになり、基板100の周縁部の温度低下を防ぐ。そのため、基板100の周縁の近傍におけるエッチングレートの低下が抑制されて、基板100全体のエッチングレートの均等化を図ることが容易となる。

ヒータ52aの温度、つまり、ノズル21から吐出されたエッチング液101の温度が高い状態であっても、基板100を介した放熱により、エッチング液101が基板100の周縁に移動した際に、エッチング液101の温度が低下するおそれがある。ヒータ52cが設けられていれば、ヒータ52cによって制御体31を加熱することができるので、ヒータ52cによって加熱された制御体31が、基板100の周縁近傍を保温することになる。それにより、基板100の中心付近に吐出されたエッチング液101の温度と基板100の周縁に移動してきたエッチング液101の温度の差が縮まり、基板100の表面100aの全域におけるエッチングレートの均一化を図ることができる。

また、加熱部50が設けられていれば、基板100の周縁領域のエッチング液101が揮発することを防止し、基板100の周縁領域のエッチング液101の濃度及び液温の低下を抑制することが可能となる。
例えば、160℃のリン酸を用いた窒素酸化物もしくは金属酸化物をエッチングするプロセスにおいて、エッチングの主要成分はリン酸中のH2Oであるが、160℃のリン酸中のH2O成分は、大気圧環境で液面から蒸発するため、液中のH2O濃度は減少し、さらにH2O蒸発潜熱による温度低下が発生する。しかし液面に対向するプレート51が存在するウェーハ周縁領域を除く内周部は、プレート51が蓋の役割をし、液面とプレート51の空間は飽和蒸気圧に達しやすく、液中のH2O濃度減少及び温度低下は抑制される。一方で、ウェーハ周縁領域は、大気圧に開放されているため、ウェーハ面内でH2O濃度低下及び温度低下が発生しやすくなる。そこで制御体31を設けることで、ウェーハ周縁領域も内周部と同様に飽和蒸気圧へ達するため、ウェーハ周縁領域のH2O濃度低下及び温度低下を防止する効果もある。
