研磨装置1では、以下のようにして基板WFの研磨が行われる。まず、基板WFを保持する研磨ヘッド30を回転させると共に、研磨パッド100を回転させる。この状態で、研磨液供給装置40を用いて研磨液を供給する。具体的には、研磨液供給部材41は、後述する昇降旋回機構70の旋回機構90によりアーム60が旋回動作をすることで、研磨面102上の所定位置に移動し、さらに昇降機構80により所定高さに下降した後、研磨液の供給を開始する。この際、コンディショニング等で研磨パッド100上に残留した純水や薬液が排除されるとともに、研磨液が研磨面102上に分布することで、研磨液に置換される。なお、研磨液の供給開始から、基板WFの押し当てまでの時間や研磨パッド100の回転数は研磨面102に設けられた溝形状やパッド表面状態により調整する。例えば、溝形状が同心円溝の場合は、研磨液への置換に時間を要するため、研磨パッド100は高回転が望ましいが、研磨液の排除効果も増加してしまうため、60~120rpm、好ましくは80~100rpmが望ましい。また、供給時間は5~15sec程度が好ましい。その後、研磨ヘッド30に保持された基板WFを研磨面102に対して押し当てた後、基板WFの被研磨面が研磨液の存在下で研磨パッド100と接触した状態で、基板WFと研磨パッド100とが回転等の相対移動をする。こうして、基板は研磨される。また、研磨液供給部材41は、研磨終了後は昇降旋回機構70の昇降機構80により上昇し、さらに旋回機構90によるアーム60の旋回動作により研磨パッド100の外側の退避位置に移動された後、洗浄機構300を用いて洗浄される。また、これらの一連の動作シーケンスについては、制御装置200に内在する研磨レシピおよび/または予め設定されたマシンパラメータにて事前に設定可能である。

カバー部材430には、研磨液供給ライン120が接続されている。カバー部材430と供給部材本体410との間には、バッファ部(バッファ空間)420が形成される。なお、供給部材本体410には複数の研磨液供給口414が形成されており、カバー部材430とネジ等の締結部材により着脱可能となっている。これにより供給部材本体410を交換することで、所望の研磨液流れのパターンを形成することができる。また、カバー部430についても、アーム60とネジ等の締結部材により着脱可能であり、供給部材本体410の研磨液供給口414の配置に応じて異なるバッファ部420のカバー部材430を選択してもよい。研磨液供給ライン120の基端部には、研磨液供給装置40から供給する研磨液の流量を調整するための流量調整機構125が接続されている。研磨液供給ライン120の先端部は、バッファ部420に開口している。ここで、バッファ部420は、研磨液供給ライン120より供給された研磨液を一時的に蓄えることで、複数の研磨液供給口414へ供給する研磨液の背圧を均一化させる働きを有しており、これにより、研磨液供給ライン120から供給された研磨液は、バッファ部420に蓄えられた後、複数の研磨液供給口414から研磨パッド100上に供給される、なお、図4ではバッファ部420の容積は研磨液供給ライン120からの研磨液の供給量に対して小さくすることで、複数の研磨液供給口414に供給する研磨液の背圧を維持し、かつバッファ部420への研磨液の充填時間を短くすることができるが、一方で流路壁面との摩擦による圧力損失も増加する。よって、圧力損失の影響が大きい場合は、バッファ部420の流路形状を圧力損失が小さい形状に変更してもよい。例えば、図4ではカバー部430に設けられたバッファ部420の上面の断面形状は直線状であるが、研磨液供給ライン120との接続部を要とした扇形形状でもよい。また、複数の研磨液供給口414の開口形状は、例えば円孔であり、また、供給部材本体410の背面410bから供給面410aに向かって直線状に設けてもよい。但し、供給口径が小さい場合は圧力損失が大きくなることから、図4に示すように、供給面410aおよび背面410bの少なくとも一方にテーパ孔やザグリ孔を設けることで、複数の研磨液供給口414の流路の圧力損失を低減させてもよい。また、供給部材本体410の供給面410aについて、図4では平面状であるが、研磨液流量が小さい場合、複数の研磨液供給口414から供給される研磨液が供給部材本体410の供給面410aの濡れ性や表面粗さにより、供給面410aを伝ってしまうことで、所
定の研磨液の供給流量分布が得られないことがある。ここで、供給部材本体410はPEEKやPVC、PP等の樹脂材料で製作されていてもよいが、上記の濡れ性の影響が無視できない場合はPTFEやPCTFE、PFA等のフッ素樹脂材料により製作してもよい。また、図5は、研磨液供給部材41の側面断面を示す図である。図5(a)に示すように、供給部材本体410の供給面410aの短手方向側にテーパ形状等の傾斜を設けてもよく、図5(b)に示すように、供給面410aの複数の研磨液供給口414の周縁部に凸部410cを設けてもよい。また、図5(c)に示すように、供給部材本体410の供給面410aに突起部410dを設け、突起部410dに研磨液供給口414を設けてもよい。突起部410dは、供給部材本体410の供給面410aの長手方向に沿って複数設けることができる。突起部410dは、円柱、四角柱、円錐、四角錐など任意の形状で設けることができる。
