A temperature measurement and anti-static structure using silicon carbide is provided, which can instantly measure the temperature of a corrosive liquid and is also equipped with an anti-static structure. A carbon-impregnated silicon carbide material is brought into direct contact with a chemical liquid flowing through a corrosion-resistant pipe for transporting the chemical liquid in a semiconductor manufacturing device, and the temperature of the chemical liquid is measured by detecting a change in the resistance value of the silicon carbide material, and the silicon carbide material is used to eliminate static electricity so that the chemical liquid and the corrosion-resistant pipe do not become charged.
Description
The present invention relates to a temperature measurement and static elimination structure using silicon carbide, and in particular to a temperature measurement and static elimination structure for corrosive liquids.
For example,
However, in the fluid temperature measuring device shown in Figure 9, the
In addition,
Furthermore,
When chemicals from a semiconductor manufacturing device flow through a corrosion-resistant pipe, friction between the chemicals and the inner surface of the pipe generates static charges, which may electrify the pipe. In particular, when the corrosion-resistant pipe is made of fluororesin, the volume resistivity of fluororesin is very high, at 10 18 Ω·cm or more, and the pipe is easily electrified. As a result, the accumulation of static charges may cause electrostatic discharge, which may damage the pipe. Therefore, it is extremely important to prevent the corrosion-resistant pipe through which the chemicals from the semiconductor manufacturing device flow from becoming electrified.
One possible solution is to mold a fluororesin tube containing a conductive material such as carbon black or iron powder, thereby making the fluororesin tube conductive. However, because the conductive material is black, the tube also becomes opaque, which creates the problem that if fluid becomes clogged inside the tube, it is difficult to determine where it is.
In response to such problems, for example,
However, the antistatic fluororesin tube described in
In addition, these antistatic fluororesin tubes are obtained by simultaneously extruding a conductive part molding material containing a conductive substance and a transparent part molding material consisting only of fluororesin into a tube shape. However, since the conductive part molding material contains a conductive substance, it has a higher thermal conductivity and a faster cooling rate, and therefore during this molding, a phenomenon called "sink marks" occurs in which the thickness of the transparent part in contact with the conductive part becomes thinner, and due to the difference in the shrinkage rate during cooling between the conductive part and the transparent part, deformation of the tube outer diameter and differences in wall thickness occur, making it difficult to mold a tube with good dimensional accuracy. In the antistatic fluororesin tube described in
Tube deformation adversely affects the sealing with the joint, making it easier for the passing material to leak. In particular, if the passing material is a flammable fluid, the leaked flammable gas will fill the room. In this case, if the outer surface of the antistatic fluororesin tube is charged, sparks may fly and an explosion may occur when a worker touches the tube.
On the other hand, antistatic fluororesin tubes that are wrapped with conductive material have the problem that their production requires complex winding and fixing work, resulting in a significant increase in costs.
The present invention has been made in consideration of the above problems, and aims to provide a temperature measurement and static elimination structure using silicon carbide that does not have the drawbacks of the conventional technology as described above, is capable of instantly measuring the temperature of a corrosive liquid, and has the function of eliminating static electricity charged to the flow path and fluid.
Silicon carbide is a 1:1 compound of carbon and silicon that has a variety of characteristics, including extremely high hardness (13 on the new Mohs hardness scale), chemical stability, resistance to hot hydrofluoric acid, nitric acid, sulfuric acid, and sodium hydroxide, excellent oxidation resistance (a dense film of silicon dioxide (SiO 2 ) formed by reaction with oxygen forms a protective film over the surface of SiC), a low coefficient of thermal expansion (4.5 x 10 -6 /°C), excellent heat resistance (decomposition temperature 2450°C), high thermal conductivity (100-350 W/m·K), and semi-conductivity.
In recent years, silicon carbide has been attracting attention as a material for power semiconductor devices, taking advantage of its semiconducting properties. The basic operating principle is the same as that of semiconductor devices such as memory, microcontrollers, and ICs, but compared to memory and other devices, power semiconductor devices need to control large currents at high voltage resistance. For this reason, requirements such as a large band gap and high dielectric breakdown strength are required.
As shown in Table 1 below, 4H-SiC (a type of silicon carbide) meets the requirements for a material in power semiconductor devices. 4H-SiC has a higher dielectric breakdown strength than Si, which allows it to be miniaturized, reducing power loss, and its large band gap allows it to operate at high temperatures and can be used under harsh conditions.
In Table 1, 4H-SiC is an example of a silicon carbide crystal; there are many crystal systems of silicon carbide (currently 215 types have been discovered), and their crystal structures are as shown in Figure 1. As shown in Figure 1(a), if an equilateral triangle is folded with scores and the adjacent edges are glued together, a regular tetrahedron with four equilateral triangles as its surface is created. A silicon carbide crystal can be assembled from a regular tetrahedron with Si or C atoms at the four vertices and a C or Si atom at the center of gravity. In diamond, the vertices and center of gravity are all C atoms, while in silicon, they are all Si atoms. This structure gives silicon carbide its intermediate properties between diamond and silicon.
When the above tetrahedrons are densely arranged on a plane, a mesh pattern is formed as shown in Figure 1(b), where the three-legged black circles spaced 120° apart in the center of the equilateral triangle are the atoms at the vertices of the tetrahedron, and the other black circles are the atoms at the base of the tetrahedron. In this way, one layer of packed tetrahedrons is created. The regular tetrahedrons in the second layer, which sits on top of the first layer, are arranged on the vertices of the first layer, that is, the three-legged black circles. In this case, there are two possible arrangements, indicated by the diagonal lines (<) and (>) on the right side of Figure 1(b), and these (<) and (>) create many crystal polymorphs in silicon carbide.
The second layer is arranged in either a (<) or (>) diagonal equilateral triangle. The apex of the second layer is the center of the diagonal equilateral triangle, that is, the white circle surrounding the (<) symbol or the (>) symbol in Figure 1 (b), which becomes the base for stacking the third layer.
The atoms on the bottom of the first layer are directly below the white circle surrounding the (>) symbol in Figure 1(b). That is, if the first layer is oriented in the (<) direction and the second layer is oriented in the (>) direction, and then the third layer is oriented in the (<) direction, stacking them in the order (<)(>)(<)(>)(<)(>)..., the atoms will rise in a zigzag pattern, and two layers will make one period. This crystal has hexagonal symmetry, so it is described as 2H, and since there is one (<) and one (>), it is described as zigzag 11. If three layers are stacked in the order (<)(<)(<)(<)..., it will have cubic symmetry and be described as 3C.
Table 2 below lists some silicon carbide crystal systems with smaller repeat periods.
In Table 2, the zigzag "(32)3" of 15R means that one period is formed by repeating (<) (<) (<) (>) (>) three times. R means that it has the symmetry of a rhombohedral crystal surrounded by six rhombohedrons. There are many crystal systems of silicon carbide, but the only difference is the orientation of (<) or (>) when the same crystal layers are stacked. The distance between adjacent Si-C atoms is the same regardless of the crystal system, and the density is also the same in all crystal systems. For silicon carbide, in industry, a layer of graphite powder is placed between the graphite electrodes at the left and right ends, and layers of silica powder and coke are placed above and below the graphite powder layer. When a voltage is applied to the electrodes at the left and right ends, the graphite powder generates heat and heats the surrounding raw materials. As a result, when the temperature exceeds 1500°C, fine 3C begins to be generated, and as the temperature rises, 3C disappears and 4H, 6H, etc. are generated. This reaction can be expressed as SiO 2 + 3C → SiC + 2CO. As the silicon carbide of the present invention, the silicon carbides listed in Table 2 can be used, but are not limited thereto.
As described above, the present invention is characterized by the use of silicon carbide, which has attracted attention as a material for power semiconductor devices. The gist of the present invention is that "a carbon-impregnated silicon carbide material is brought into direct contact with a chemical liquid flowing through a corrosion-resistant pipe for transporting the chemical liquid in a semiconductor manufacturing device, and the temperature of the chemical liquid is measured by measuring the change in resistance of the silicon carbide material, and the silicon carbide material is used to eliminate static electricity so that the chemical liquid and the corrosion-resistant pipe are not charged."
The present invention has the extremely important feature of not only being able to measure the temperature of the chemical solution by detecting changes in the resistance value of the silicon carbide material, but also being able to remove static electricity from the chemical solution and corrosion-resistant piping that come into contact with the silicon carbide material.
Hereinafter, an embodiment of the present invention will be described in detail with reference to the drawings. In this embodiment, a cleaning process and a rinsing process for a semiconductor wafer will be described.

The
