図6(a)は式1、2を用いて、圧力が変わったときに、直接通過する分子が減衰することによって、噴射される分子の分布が変化することを計算したグラフである。長さ9mm、直径3mm、37孔の多孔ノズルを用い、ノズル内の圧力勾配に対して、通過確率を積分して求めている。壁面に衝突してから射出する分子の分布は変化しないものとしている。圧力が高くなって、直接通過する分子の数が減衰すると中心部のピークが低下し、指向性が弱くなることが分かる。従って、式2によると、ノズル長を設計するにあたり、ノズル長が平均自由行程λの1/5以下であれば、分子の無衝突率が80%以上となる。好ましくは、ノズル長が平均自由行程λの1/10以下であれば、分子の無衝突率が90%以上となる。したがって、そのようなノズル長を備える孔20aを設計することにより、孔20aの指向性は良くなる。具体的には、ノズル長を平均自由行程λの1/5以下として、式1において圧力、温度を決定する。

The rate at which this half-value angle begins to increase is lower for the single-hole nozzle than for the multi-hole nozzle, and the multi-hole nozzle achieves a smaller half-value angle even at a higher rate. When using a multi-hole nozzle, the half-value angle is smaller and directionality is better than that of the single-hole nozzle even at the same rate.

蒸着源120は、複数の蒸着源ユニット1を備える。複数の蒸着源ユニット1は、一定の方向(第2の方向ともいう。)に、所定のピッチを隔てて一列に配列されている。各蒸着源ユニット1は、そのノズル20の噴出口21を上方に向けて配置される。蒸着源120の上方には、メタルマスク130と、基板140が配置され、蒸着源120と基板140の間に、メタルマスク130が配置される。メタルマスク130は、基板140に所定のパターンを形成するために用いられる。基板140は所定の搬送方向(図の背面または前面方向)、すなわち、蒸着源ユニット1が配列された方向と垂直の方向に搬送される。基板140が搬送されながら、蒸着源120により基板140の表面に蒸着膜が蒸着される。

基板140の表面にメタルマスク130を介して蒸着膜140aを蒸着する処理を、図9に示す。各ノズル20から噴射された蒸着材料は、ノズル20の中心位置から外側に広がるよう真空チャンバ110内に拡散される。ノズル20から噴射された蒸着材料は、メタルマスク130の開口を通過して基板140に到達し、基板140上に蒸着膜140aが形成される。

このような蒸着源120を使用した場合、真空チャンバ110内に噴射された蒸着材料は、メタルマスク130があるため、基板140上への蒸着が妨げられる領域が生じる。すなわち、基板140に形成される蒸着膜140aのパターンの外縁部分に十分に蒸着材料が到達しない、いわゆるマスクシャドウが発生する。例えば、図9に示すように、基板140とノズル20との距離hを300mmとしたとき、ノズル20からの蒸着材料の蒸着分布は、図10に示すような分布となる。なお、図9において、tmは、メタルマスク130の厚さ、tfは、メタルマスク130上に蒸着した蒸着膜130aの厚さである。

複数の孔20aは、ノズル20の直径上の仮想の線分20bと平行に配列されている。線分20bが延びる方向a(以下、孔20aの配列方向も方向aとして示す。)と、制限板121の延びる方向bとは、同一である。すなわち、図14(b)に示すように、制限板121と孔20aが配置される方向は同一である。また、ノズル20の並ぶ方向cと制限板121の板面とは垂直に配置されている。なお、方向aを第1の方向ともいう。

このようなノズル20を、ピッチ(P)65mmで、一列に9個並べた蒸着源120を用いた蒸着分布と成膜レートを図14(c)に示す。図14(c)において、白丸が蒸着分布を示し、黒丸が成膜レートを示す。図15(b)、図16(b)におけるグラフも同様である。制限板121の長さhsは75mm、厚さtsは1.5mm、ノズル20の先端から基板面までの距離hは、300mmである。孔20aは、図14(a)に示すように配列され、蒸着材料が制限板121に衝突すると図14(c)に示すように階段状の蒸着分布となる。この配列での蒸着材料の分布率は、2.9%である。

本実施の形態では、蒸着源ユニット1において、坩堝10の上方向に延びるノズル20が配置されると説明したが、ノズル20の配置は他の配置でもよい。例えば、図17に示すように、蒸着源ユニット30において、ノズル300は、坩堝200の側部、例えば左方向にずらして配置させてもよい。ノズル300は、左方向に延び、ノズル300の噴出口301は、蒸着源ユニット30の側面に開口する。ノズル300には、ノズル300の延びる方向と同一方向に延びる複数の孔300aが形成されている。坩堝200で加熱された蒸着材料200aは上昇したのち、蒸着源ユニット30内で方向変換されて、上昇方向と垂直に延びるノズル300から噴出される。このような位置にノズル300を配置することにより、蒸発した蒸着材料200aは、蒸着源ユニット30内で充分に拡散されてノズル300から噴出するので、噴出口301から均等に噴出される。また、蒸着源ユニット1の設計上の自由度を増すことができる。
