前記サセプタを製造する場合、いずれの型であっても所定のコーティング炉にカーボン基材の状態で設置され、CVD法等によって炭化ケイ素(SiC)をカーボン基材の表面に成膜することによって、カーボン複合材料からなるサセプタが得られる。

本発明に係るサセプタ及びその製造方法について、実施例に基づきさらに説明する。
[実験1]
(実施例1)
実施例1では、サセプタの基材の材料として等方性黒鉛を用い、ザグリ部が形成されたカーボン基材を用意した。そして、前述した実施の形態に従い、前記カーボン基材の表面に炭化ケイ素の薄膜を形成した。
即ち、図3、図4に示したCVD装置において、チャンバ内にカーボン基材を配置し、真空引き後、チャンバ内を500℃まで昇温してキャリアガス(H2)をチャンバ内に導入した。次いで、チャンバ内を1300℃まで昇温し、カーボン基材の支持位置を固定しないように該基材を0.1rpmの回転速度で回転させ、カーボン基材の表裏面に沿って原料ガス(SiCl4、C3H8)を供給した。所定時間(14時間)の経過後、原料ガスの供給を止め、1時間後にカーボン基材の回転を停止して基材表面に所定厚さの炭化ケイ素の薄膜を形成した。
この方法により得られたサセプタの断面をSEMを用いて観察した。図5は、その断面写真である。図5の写真に示すように、カーボン基材の表面に形成された炭化ケイ素膜は、(層間に汚染の恐れのある)積層された膜ではなく、単一層であることを確認した。

[Experiment 1]
Example 1
In Example 1, a carbon base material was prepared using isotropic graphite as the material of the susceptor base material, and a countersunk portion was formed thereon. Then, a silicon carbide thin film was formed on the surface of the carbon base material according to the above-described embodiment.
That is, in the CVD apparatus shown in Figures 3 and 4, a carbon substrate was placed in a chamber, and after evacuation, the chamber was heated to 500°C and a carrier gas ( H2 ) was introduced into the chamber. Next, the chamber was heated to 1300°C, and the substrate was rotated at a rotation speed of 0.1 rpm so as not to fix the support position of the carbon substrate, and raw material gas ( SiCl4 , C3H8 ) was supplied along the front and back surfaces of the carbon substrate. After a predetermined time (14 hours), the supply of the raw material gas was stopped, and after 1 hour, the rotation of the carbon substrate was stopped to form a silicon carbide thin film of a predetermined thickness on the substrate surface.
The cross section of the susceptor obtained by this method was observed using an SEM. Figure 5 is a photograph of the cross section. As shown in the photograph of Figure 5, it was confirmed that the silicon carbide film formed on the surface of the carbon substrate was a single layer, not a laminated film (which may cause contamination between layers).
(比較例1)
比較例1では、実施例1で用いたCVD装置において、カーボン基材の支持位置を固定して(ローラを回転させず支持して)、基材表面に炭化ケイ素膜を形成した。その他の条件は実施例1と同様にした。この比較例1では、5枚のカーボン基材に対し成膜処理を実施した。
この方法により得られたサセプタの断面を観察したところ、得られた5枚のサセプタのうち、3枚のサセプタにおいて膜剥がれ(基材の露出)が生じていた。これは、カーボン基材の支持部に対する膜の張り付きが発生し、チャンバからの取り出しの際に剥がれが生じたものであった。また、その他の2枚のサセプタでは、膜剥がれは生じなかったが、主面側(ウェーハ積載面側)において、膜厚の最小値が20μm、最大値が180μmとなり大きな膜厚差が生じた。
(Comparative Example 1)
In Comparative Example 1, the supporting position of the carbon substrate was fixed (the roller was supported without rotating) in the CVD apparatus used in Example 1, and a silicon carbide film was formed on the substrate surface. The other conditions were the same as those in Example 1. In this Comparative Example 1, the film formation process was performed on five carbon substrates.
When the cross sections of the susceptors obtained by this method were observed, peeling of the film (exposure of the substrate) occurred in three of the five susceptors obtained. This was because the film stuck to the support part of the carbon substrate, and peeling occurred when the susceptors were removed from the chamber. In the other two susceptors, no peeling of the film occurred, but there was a large difference in film thickness on the main surface side (wafer-carrying surface side), with the minimum film thickness being 20 μm and the maximum film thickness being 180 μm.
[実験2]
実験2では、カーボン基材の表面に形成する炭化ケイ素膜の好適な膜厚について検討した。実施例2~5、及び比較例4において、膜厚は、原料ガスの供給時間により調整した。
基材表面への炭化ケイ素膜の形成後、得られたサセプタを用い、エピタキシャル成膜処理とクリーニング処理とを繰り返し行い、所定のライフ時間(連続運転4000時間)を達成できるかを検証した。
実施例2では、主面(ウェーハ載置面)における炭化ケイ素膜の膜厚が61μmであった。また、前記膜厚は、実施例3では66μm、実施例4では70μm、実施例5では80μm、実施例6では100μmであった。
また、前記膜厚は、比較例2では42μm、比較例3では55μm、比較例4では58μmであった。
実験2の結果を表1に示す。

また、比較例5では前記比率が0.5であり、比較例6では0.6であり、比較例7では1.3であり、比較例8では1.4であった。

実験4の結果を表3に示す。表3に示す各条件の評価(合否)は、実験3と同様にシリコンウェーハに形成したエピタキシャル膜の均一性により行った。エピタキシャル膜の膜厚の面内分布が±5%以下を○、±5%を超えたものを×とした。
