Description
The present invention relates to an imprinting apparatus and a method for manufacturing an article.
Imprinting technology is a technology that enables the transfer of nanoscale fine patterns, and has been proposed as one of the lithography techniques for mass production of semiconductor elements, liquid crystal display elements, magnetic storage media, and the like. An imprinting device using imprinting technology forms a pattern on a substrate by bringing a mold on which a pattern has been formed into contact with an imprinting material on a substrate, hardening the imprinting material, and then separating the mold from the hardened imprinting material. Imprinting devices generally employ a photocuring method for hardening the imprinting material by irradiating it with light (such as ultraviolet light).
In an imprinting device, the supply (positioning) of the imprinting material onto a substrate is performed by ejecting droplets of the imprinting material from a dispenser according to a predetermined drop pattern. The drop pattern is determined taking into consideration, for example, the substrate base pattern (the pattern formed on the substrate), the mold pattern, the shot size, the shot arrangement on the substrate, and the like (see Patent Document 1).
In conventional technology, the drop pattern applied to the shot area on the periphery of the substrate, the so-called peripheral shot area (PF: Partial Field), is provided according to the design coordinates (shot arrangement and shot shape) on the substrate.
When performing imprint processing on a substrate having a base pattern, the imprint material is supplied based on the base pattern (i.e., aligned with the base pattern) rather than the substrate. When performing imprint processing on a substrate not having a base pattern, the imprint material is supplied based on the coordinate system of the substrate stage that holds the substrate, rather than the substrate.
Generally, the center of the base pattern does not coincide with the center of the substrate. This is because it is affected by errors when the base pattern is formed on the substrate. The deviation between the center of the base pattern and the center of the substrate is generally about 100 μm. Furthermore, the pattern area where the base pattern is formed (the area where the effective base pattern exists) is also affected by errors caused by the base pattern formation process. Specifically, the shape of the pattern area of the base pattern may deviate from the design value, for example, a perfect circle with a diameter of 294 mm, and become an ellipse, or the center of the pattern area of the base pattern may not coincide with the center of the substrate. The deviation between the center of the pattern area of the base pattern and the center of the substrate is generally about 500 μm. Furthermore, the shape (outer shape) of the substrate itself may be affected by manufacturing errors and may deviate from the design value, for example, a perfect circle with a diameter of 300 mm, and become an ellipse. Such deviation is generally about 200 μm.
Now consider the case where the center of the substrate pattern, the center of the base pattern, and the center and shape of the pattern area of the base pattern do not coincide, as described above. In this case, in some peripheral shot areas, the imprint material is insufficient relative to the shot area, and in peripheral shot areas that are symmetrical to the center of the substrate, an excess of imprint material is supplied relative to the shot area. Also, if the shape of the substrate itself is misaligned, in some peripheral shot areas, there will be an excess or deficiency of imprint material relative to the shot area.
If there is insufficient imprint material for the shot area, when the mold and the imprint material on the substrate are brought into contact, the imprint material may not fill the pattern (recesses) of the mold sufficiently, which may result in poor transfer of the pattern formed on the substrate. In extreme cases, direct contact between the mold and substrate may result in damage to the mold or substrate. On the other hand, if there is too much imprint material supplied for the shot area, the imprint material may be supplied to the edge of the substrate or outside the substrate, potentially contaminating the substrate transport hand or substrate stage.
The present invention has been made in consideration of the problems with the conventional technology, and has as an exemplary object to provide an imprinting device that is advantageous in determining the supply position of the imprinting material in the peripheral shot area.

The substrate driving unit SDM and the mold driving unit MDM constitute a driving mechanism DM that drives (moves) at least one of the substrate S and the mold M so as to adjust the relative position (and relative attitude) between the substrate S and the mold M. The adjustment of the relative position between the substrate S and the mold M by the driving mechanism DM includes driving for contacting the imprint material IM on the substrate with the mold M and driving for separating the mold M from the hardened imprint material IM on the substrate.
Furthermore, the adjustment of the relative positions of the substrate S and the mold M by the driving mechanism DM includes alignment of the substrate S and the mold M. The substrate driving unit SDM is configured to drive the substrate S about a plurality of axes (e.g., three axes of the X-axis, the Y-axis, and the θZ-axis, preferably six axes of the X-axis, the Y-axis, the Z-axis, the θX-axis, the θY-axis, and the θZ-axis). The mold driving unit MDM is configured to drive the mold M about a plurality of axes (e.g., three axes of the Z-axis, the θX-axis, and the θY-axis, preferably six axes of the X-axis, the Y-axis, the Z-axis, the θX-axis, the θY-axis, and the θZ-axis).

The
The curing unit CU cures the imprint material IM by irradiating the imprint material IM with curing energy (e.g., light such as ultraviolet light) while the pattern area P of the mold M is in contact with the imprint material IM on the substrate.
The off-axis scope OAS detects a mark (alignment mark) SMK provided on the substrate S (in its shot area) to measure the position of the mark SMK, i.e., the position of the substrate S. In this embodiment, the off-axis scope OAS can function as a second detection unit that detects the mark SMK provided on the substrate.
The alignment scope AS detects the mark SMK provided on the substrate S and the mark (alignment mark) MMK provided in the pattern area P of the mold M, thereby measuring the relative position (misalignment) between the substrate S (mark SMK) and the mold M (mark MMK). In this embodiment, the alignment scope AS can function as a second detection unit that detects the mark SMK provided on the substrate. Also, in this embodiment, the alignment scope AS can also function as a first detection unit that detects the surface structure in the peripheral area of the substrate S.
The focus sensor FS is a measurement unit that includes a light projection system that projects light onto the surface of the substrate S at an oblique incidence and a light receiving system that receives light reflected from the surface of the substrate S, and measures the position of the substrate S in the height direction (Z direction). In this embodiment, the focus sensor FS can function as a first detection unit that detects the surface structure in the peripheral area of the substrate S.
The substrate transport unit STU includes various transport mechanisms and hands, and transports the substrate S to the substrate stage SS (substrate chuck SC), which functions as a substrate holding unit. The substrate aligner PA is provided in the substrate transport unit STU, and measures the outer shape and position of the substrate S before transporting the substrate S to the substrate stage SS. In this embodiment, the substrate aligner PA functions as a third detection unit that detects the position of the edge of the substrate S, which defines the outer shape of the substrate S.
The imaging unit IS images a field of view including the pattern region P of the mold M via an optical system (not shown). In this way, the imaging unit IS has the function of imaging the substrate S and acquiring an image. For example, in the contact process, the imaging unit IS images the expanding contact area between the imprint material IM on the substrate and the pattern region P of the mold M, and the interference fringes formed by the gap between the mold M and the substrate S. In this embodiment, the imaging unit IS can also function as a first detection unit that detects the surface structure in the peripheral area of the substrate S.
The mold deformation unit MAG has the function of deforming the mold M (pattern area P). In this embodiment, the mold deformation unit MAG corrects the shape of the pattern area P of the mold M for each shot area on the substrate so that the difference in shape between the shot area and the pattern area P of the mold M is reduced. The mold deformation unit MAG corrects the shape of the pattern area P of the mold M by applying a force to the mold M in a direction parallel to the pattern area P to deform the pattern area P.
なお、制御部CNTは、FPGA(Field Programmable Gate Array)などのPLD(Programmable Logic Device)によって構成されてもよい。また、制御部CNTは、ASIC(Application Specific Integrated Circuit)によって構成されてもよい。

Figure 2 is a diagram showing an example of an arrangement of multiple shot areas SR on a substrate. Figure 2 shows an ideal state in which the center (central position) SC of the substrate S, the center (central position) PC of the base pattern GP, and the center (central position) VC of the effective area VA are aligned. The base pattern GP is a pattern that has already been formed on the substrate S through a base formation process, and determines the arrangement of the shot areas SR. The effective area VA is determined in the base formation process and is the area where the imprint material is applied (supplied), i.e., the area where the imprint material pattern is formed. The effective area VA is mainly affected by the spin coating of the photosensitive material (resist) when forming the base pattern GP.
Figure 3 shows an example of an arrangement of multiple shot areas SR on a substrate, in which the center SC of the substrate S and the center PC of the base pattern GP are misaligned. In this case, the peripheral shot areas SRA in the periphery of the substrate S have a shape that is different from the design shape, i.e., the shape of the peripheral shot areas SRA in the ideal state shown in Figure 2. The peripheral shot areas SRA are shot areas that are cut off by the end (edge) of the substrate S, i.e., shot areas that have an area smaller than the area of the pattern area P of the mold M, and are also called missing shot areas.
Figure 4 shows an example of an arrangement of multiple shot areas SR on a substrate, in which the center SC of the substrate S is misaligned with the center VC of the effective area VA. Even in this case, the peripheral shot area SRA has a different shape from the shape of the peripheral shot area SRA in the ideal state shown in Figure 2.
Figure 5 is a diagram showing an example of an arrangement of multiple shot areas SR on a substrate, and shows a state in which the substrate S has a shape (in this embodiment, an elliptical shape) different from the design shape (in this embodiment, a circular shape). Even in this case, the peripheral shot area SRA has a shape different from the shape of the peripheral shot area SRA in the ideal state shown in Figure 2.
Figure 6 shows an example of an arrangement of multiple shot areas SR on a substrate, in which the center SC of the substrate S, the center PC of the base pattern GP, and the center VC of the effective area VA are misaligned, and the substrate S has a shape different from the design shape. Even in this case, the peripheral shot area SRA has a shape different from the shape of the peripheral shot area SRA in the ideal state shown in Figure 2.
As shown in FIG. 2, in an ideal state, the center SC of the substrate S, the center PC of the base pattern GP, and the center VC of the effective area VA coincide with each other. On the other hand, in reality, when the first base pattern GP is formed on the substrate, since there is no reference on the substrate, the base pattern GP is formed on the substrate based on the position control of the substrate stage SS. Generally, when the substrate S is transported to the substrate stage SS, the outer shape of the substrate S is first measured by the substrate aligner PA, and the center SC of the substrate S is obtained from the measurement result. Then, the substrate S is transported to the substrate stage SS via the substrate transport unit STU so that the center SC of the substrate S coincides with the center of the substrate stage S (substrate chuck SC). Therefore, due to the influence of the measurement accuracy of the outer shape of the substrate S, the deviation of the outer shape of the substrate S from the design shape, and the transport error of the substrate S by the substrate transport unit STU, a deviation (error) occurs between the center SC of the substrate S and the center of the substrate stage SS. Since the base pattern GP is formed based on the center of the substrate stage SS, any misalignment between the center SC of the substrate S and the center of the substrate stage SS directly results in a misalignment between the center SC of the substrate S and the center PC of the base pattern GP. This affects the shape of the peripheral shot area SRA, as shown in FIG. 3.
Consider, for example, a case where a photosensitive material is spin-coated when forming the base pattern GP. In this case, if there is a misalignment between the center SC of the substrate S and the center of rotation when the photosensitive material is applied, as shown in FIG. 4, a misalignment occurs in the position of the effective area VR, and a misalignment occurs in the center VC of the effective area VR. Furthermore, due to influences such as eccentricity of the center of rotation during application, the shape of the effective area VR may also deviate from the designed shape, affecting the shape of the peripheral shot area SRA.
Furthermore, as shown in FIG. 5, even if the design shape of the outer shape of the substrate S is circular, it may actually become elliptical due to manufacturing errors, etc. In such cases, the shape of the peripheral shot area SRA is also affected.
In this embodiment, as shown in FIG. 6, a technique is provided that is advantageous in cases where the above-mentioned error factors, i.e., the center SC of the substrate S, the center CP of the base pattern GP, the center VC of the effective area VA, the shape of the effective area VA, and the outer shape of the substrate S each have errors. Specifically, even when the above-mentioned error factors are present, a technique is provided that determines an optimal drop pattern for the peripheral shot area SRA, i.e., a supply position of the imprint material IM (droplets) in the peripheral shot area SRA.
Figure 7 is a block diagram showing the functions of the control unit CNT related to the process of determining the supply position of the imprint material IM in the peripheral shot area SRA in this embodiment. As shown in Figure 7, the control unit CNT includes a
First, the surface structure in the peripheral area of the substrate S on the substrate stage is detected. Here, the peripheral area of the substrate S is an area that includes at least the boundary of the effective area VA. The peripheral area of the substrate S may also include the edge of the substrate S. To detect the surface structure in the peripheral area of the substrate S, for example, the imaging unit IS can be used. The imaging unit IS captures an image of the peripheral area of the substrate S and inputs the image to the
Next, the
Next, the
Next, the
With reference to FIG. 8(a) to FIG. 8(e), the supply position of the imprint material IM in the peripheral shot area SRA determined in this embodiment will be specifically described. FIG. 8(a) is a diagram showing the supply position (drop pattern) of the imprint material IM in a normal shot area, that is, a shot area (FF: Full Field) having the same area as the area of the pattern area P of the mold M. As shown in FIG. 8(b), the
When determining the shape of the peripheral shot area SRA, it is preferable to use the position of the base pattern PG, i.e., the center CP of the base pattern PG. In this case, the
In this manner, in this embodiment, the effective area VA (center VC of the effective area VA) and the center CP of the base pattern GP on the substrate are identified, and the shape of the peripheral shot area SRA is determined from their positional relationship. Since the shape of the peripheral shot area SRA takes into account the error factors (deviations) described with reference to FIG. 3 to FIG. 6, the accuracy of the shot area is guaranteed, and it is possible to reduce the excess or deficiency of the imprint material IM relative to the shot area. Then, based on the shape of the peripheral shot area SRA determined in this manner, the supply position of the imprint material IM in the peripheral shot area SRA is determined. As a result, even in the peripheral shot area SRA, the imprint material IM does not extend outside the mold M or outside the peripheral shot area SRA, and the imprint material IM is sufficiently filled in the pattern area P (recess) of the mold M. Therefore, the
In this embodiment, the imaging unit IS is used to detect the surface structure in the peripheral region of the substrate S, but the focus sensor FS that measures the height of the substrate S may also be used to detect the surface structure in the peripheral region of the substrate S. As described above, a step is generally formed at the boundary between the effective area VA and the region outside the effective area VA. Therefore, the effective area VA can be identified by identifying the step at the boundary between the effective area VA and the region outside the effective area VA from the height (height portion) of the peripheral region of the substrate S measured by the focus sensor FS.
It is also possible to detect the surface structure in the peripheral area of the substrate S using the alignment scope AS that detects the mark SMK on the substrate. Therefore, the same detection unit, i.e., the alignment scope AS, can be used to detect both the surface structure in the peripheral area of the substrate S and the position of the base pattern PG.
The
In addition, if the shape (outline) of the effective area VA is elliptical, it is sufficient to detect the surface structure at at least four locations (four points) in the peripheral area of the substrate S. This makes it possible to identify the effective area VA in a shorter time than when detecting the surface structure around the entire circumference of the effective area VA.

Next, a specific method for manufacturing the article will be described. As shown in FIG. 9(a), a substrate such as a silicon wafer is prepared on whose surface a workpiece such as an insulator is formed, and then an imprinting material is applied to the surface of the workpiece by an inkjet method or the like. Here, the state in which the imprinting material in the form of multiple droplets is applied onto the substrate is shown.
As shown in FIG. 9(b), the imprinting mold is placed with the side on which the concave-convex pattern is formed facing the imprinting material on the substrate. As shown in FIG. 9(c), the substrate on which the imprinting material has been applied is brought into contact with the mold, and pressure is applied. The imprinting material fills the gap between the mold and the workpiece. When light is irradiated through the mold in this state as hardening energy, the imprinting material hardens.
As shown in FIG. 9(d), after the imprint material has hardened, the mold and substrate are separated, forming a pattern of the cured imprint material on the substrate. This cured material pattern has a shape in which the concave portions of the mold correspond to the convex portions of the cured material, and the convex portions of the mold correspond to the concave portions of the cured material, meaning that the concave and convex pattern of the mold is transferred to the imprint material.
As shown in FIG. 9(e), when etching is performed using the pattern of the cured material as an etching-resistant mask, the portions of the surface of the workpiece where there is no cured material or where only a thin layer remains are removed, forming grooves. As shown in FIG. 9(f), when the pattern of the cured material is removed, an article with grooves formed on the surface of the workpiece can be obtained. Here, the pattern of the cured material is removed, but it may also be used as an interlayer insulating film contained in a semiconductor element, i.e., a component of an article, without being removed after processing.
