Description
The present invention relates to a thermosetting resin composition for light reflection, a substrate for mounting an optical semiconductor element, and an optical semiconductor device.
Optical semiconductor devices that combine optical semiconductor elements such as LEDs (Light Emitting Diodes) with phosphors have high energy efficiency and long lifespans, so they are used in outdoor displays, mobile LCD backlights, automotive applications, etc. It is used for a variety of purposes, and demand for it is increasing. Along with this, the brightness of LED devices is increasing, and there is a need to prevent an increase in junction temperature due to an increase in the amount of heat generated by the element or deterioration of optical semiconductor devices due to a direct increase in light energy.
Patent Document 1 discloses a substrate for mounting an optical semiconductor element using a thermosetting resin composition that has a high reflectance in the visible light to near ultraviolet light range after the resin is cured. Further, Patent Document 2 discloses an optical semiconductor element mounting member that reduces light leakage.
Generally, since a thermosetting resin composition is crushed into a powder and then molded into tablets, the thermosetting resin composition must have a degree of rigidity that allows it to be crushed at around room temperature. In addition, substrates for mounting optical semiconductor elements that are used in fields such as outdoor lighting and vehicle headlights are required to have higher light reflectivity and to maintain their optical properties even when used for long periods of time at high temperatures. For this reason, a light-reflecting thermosetting resin composition is required to form a cured product with heat resistance that can maintain light reflectance at high temperatures for a long period of time.
SUMMARY OF THE INVENTION Therefore, an object of the present invention is to provide a light-reflecting thermosetting resin composition having excellent crushability and heat resistance, and a substrate for mounting an optical semiconductor element and an optical semiconductor device using the same.

It may be 0.6 to 1.5 equivalents, or 0.7 to 1.2 equivalents. When the amount of the active group is 0.5 equivalent or more, the glass transition temperature of the cured product formed from the thermosetting resin composition becomes high, making it easier to obtain a sufficient elastic modulus. On the other hand, if the amount of the active group is 2.0 equivalents or less, the strength after curing will be less likely to decrease.

If the center particle size of the white pigment is 0.05 μm or more, the dispersibility will be better, and if it is less than 10 μm, the light reflection characteristics of the cured product will be better. In this specification, the central particle size can be determined as the mass average value D50 (or median diameter) in particle size distribution measurement using laser light diffraction.

Each component was blended according to the blending ratio (parts by mass) shown in Table 1, thoroughly kneaded with a mixer, and then melted and kneaded with a mixing roll at 40° C. for 15 minutes to obtain a kneaded product. By cooling and pulverizing the kneaded material, thermosetting resin compositions of Examples and Comparative Examples were prepared, respectively.
[evaluation]
(light reflectance)
The thermosetting resin composition was transfer-molded under the conditions of a mold temperature of 180°C, a molding pressure of 6.9 MPa, and a curing time of 90 seconds, and then post-cured at 150°C for 2 hours to obtain a test sample with a thickness of 3.0 mm. A piece was made. The light reflectance of the test piece at a wavelength of 460 nm was measured using an integrating sphere spectrophotometer model V-750 (manufactured by JASCO Corporation). Next, the test piece was heat-treated on a hot plate at 150° C. for 168 hours, and then the light reflectance was measured.
(Crushability)
A screen mesh of φ3 (diameter: 3 mm) was selected, and the thermosetting resin composition was pulverized at room temperature using a pulverizer (manufactured by Dalton, product name: P-5). The thermosetting resin composition was intermittently supplied at a rate of 100 g/min, and the pulverizability was evaluated according to the following criteria.
A: Good powder is obtained.
B: Some components stick to the device, but powder can be obtained without any problems.
C: Too soft to grind).
